This paper presents a broadband amplifier MMIC based on 0.5 µm InP double-heterojunction bipolar transistor (DHBT) technology. The proposed common-emitter amplifier contains five stages, and bias circuits are used in the matching network to obtain stable high gain in a broadband range. The measurement results demonstrate a peak gain of 19.5 dB at 146 GHz and a 3 dB bandwidth of 56–161 GHz (relative bandwidth of 96.8%). The saturation output power achieves 5.9 and 6.5 dBm at 94 and 140 GHz, respectively. The 1 dB compression output power is −4.7 dBm with an input power of −23 dBm at 94 GHz. The proposed amplifier has a compact chip size of 1.2 × 0.7 mm2, including DC and RF pads.

We theoretically investigate the possibility of generating ultra-high-power ultrashort microwave pulses based on the Chirped-Pulse Amplification (CPA) method, which is widely used in laser physics. This method includes preliminary elongation of the initial pulse in a stretcher, sequential amplification of spectral components in a broadband amplifier, and compression in a line with negative dispersion (compressor). We consider the scheme in which waveguides with multi-fold helical corrugation are used as dispersing elements (stretcher and compressor), and a relativistic Cherenkov TWT or helical gyro-TWT is used as an amplifier. For the parameters of experimentally realized amplifiers in the 30 GHz range, we show that the peak pulse power in the stretcher-amplifier-compressor system significantly exceeds not only the saturation level of the amplifier, but also more than 4 times higher than the power of the used electron beam.

Abstract This paper discusses the nonlinear dynamic behavior modeling for broadband power amplifiers based on cloud computing. The nonlinear parameters of the wideband amplifier were extracted through remote data acquisition and the analysis of the power amplifier’s input and output signals. The Long Short-Term Memory neural network was used to accurately model the dynamic nonlinearity of the power amplifier. It solved the problem of limitation by time and space for the digital pre-distortion system and addressed big data remote processing for the nonlinear modeling of the broadband amplifier in 5G high bandwidth and high rate communication environment. By using the technology, it provides support for the efficient utilization of experimental resources and accurate nonlinear modeling of a broadband power amplifier.
