Terahertz spectroscopy of thermal radiation from electrically pumped AlGaN/GaN structures on sapphire substrate was investigated in this work. Comparison of experimental THz spectroscopy results to theoretical spectra calculations shows that thermal radiation of the sample lattice is the main mechanism causing the emission above T = 155 K, and it is mainly influenced by sapphire substrate. Here, the emission was attributed to the radiative electron transitions in shallow impurities and nitrogen vacancies as well as to radiative decay of longitudinal optical phonons (387 cm - 1 ) in sapphire substrate. We have successfully demonstrated that THz emission spectroscopy can be used to define the temperature at which thermal emission from AlGaN/GaN HEMT structures dominates the emission spectrum.

Dynamics of creation and distraction of coherent states resonantly excited by pair of laser pulses following each other with temporal delay in germanium crystal doped with shallow impurities has been theoretically considered. The power of excited radiation, lattice tempera-ture and limit permissible of inhomogeneous line broadening that necessary to observe of Ramsey interference in such system have been estimated.

The energy of quantum transitions of exciton-impurity states in a heterosystem with nanocrystals is calculated. The absorption spectra associated with the indicated transitions are analyzed. It is qualitatively shown that broad luminescence bands in the red region are related to the impurity acceptor states, and the high narrow ones in the violet region to pure excitonic states and excitonic states interacting with the ion of a donor. The satisfactory quantitative agreement of our calculations with experimental data for high energy luminescence bands is obtained.
