AbstractThe goal of this research is to study the applicability of the diffusion boriding process as a high-temperature thermochemical heat treatment to enhance the lifetime of steel selective soldering tools. The main purpose of the work is to discuss the behavior of double-phase (FeB/Fe2B) iron-boride coating on the surface of different steels (DC04, C45, CK60, and C105U) against the stationary SAC309 lead-free solder liquid alloy. The boride coating was formed on the surface of the steel samples through the powder pack boriding technique. The microstructure of the formed layer was examined by X-ray diffraction (XRD) and scanning electron microscopy (SEM). The borided samples were first cut in half and then immersed into a stationary SAC309 lead-free solder liquid alloy (Sn–3Ag–0.9Cu) for 40 days. Microstructure examinations were performed by SEM with energy-dispersive spectroscopy and an elemental distribution map after the dissolution test. Excessive dissolution/corrosion of the original steel surface was observed at the steel/SAC interfaces, leading also to the formation of Fe–Sn intermetallic phases. This was found to be the major reason for the failure of selective soldering tools made of steel. On the contrary, no dissolution and no intermetallic compounds were observed at the FeB/SAC and at the Fe2B/SAC interfaces; as a result, the thicknesses of the FeB and Fe2B phases remained the same during the 40-day dissolution tests. Thus, it was concluded that both FeB and Fe2B phases show excellent resistance against the aggressive liquid solder alloy. The results of the dissolution tests show a good agreement with the thermodynamic calculations.

Abstract The Sn-3.0Ag-0.5Cu solder alloy is a prominent candidate for the Pb-free solder, and SAC305 solder is generally employed in today’s electronic enterprise. In this study, the formation of intermetallic compounds (Cu6Sn5 and Ag3Sn) at the interface, average neighbour’s particle distance, and the morphological mosaic are examined by the addition of SiC and nickel-coated silicon carbide reinforcements within Sn-3.0Ag-0.5Cu solder. Results revealed that the addition of SiC and SiC(Ni) particles are associated with a small change to the average neighbor’s particle distance and a decrease of clustering rate to a certain limit of the Sn-3.0Ag-0.5Cu solder composites. Moreover, the development of the Cu6Sn5 and the structure of the Ag3Sn are improved with the addition of SiC and Ni coated SiC.

The effect of cooling rate on the microstructural and mechanical properties of Sn-0.3Ag-0.7Cu-0.05Ni lead-free solder alloy was studied. The microstructure of specimens was characterized by using an optical microscope (OM) and an energy dispersive X-ray spectroscopy (EDX). The mechanical properties were performed by using a universal testing machine (UTM). The results showed that the cooling rate of water-cooled specimens was about 2.37 °C/s and the cooling rate of mold-cooled specimens was about 0.05 °C/s. To compare the different cooling rates, it was found that the grain size of water-cooled specimens was finer than that of the mold-cooled specimens, this resulted in an increment of mechanical properties of solder alloy. A higher tensile strength (33.10 MPa) and a higher elongation (34%) were observed when water-cooled and mold-cooled systems were used, respectively. The microstructure of Sn-0.3Ag-0.7Cu-0.05Ni lead-free solder alloy solidified by both cooling systems exhibited three phases: β-Sn, Ag3Sn and (Cu,Ni)6Sn5 IMCs.

Purpose This paper aims to investigate the creep behaviour of the recently developed Sn–8Zn–3Bi–xSb (x = 0, 0.5, 1.0 and 1.5) low temperature lead-free solder alloys. Design/methodology/approach An in-house compressive test rig was developed to perform creep tests under stresses of 20–40 MPa and temperature range 25°C–75 °C. Dorn power law and Garofalo hyperbolic sine law were used to model the secondary creep rate. Findings High coefficient of determination R2 of 0.99 is achieved for both the models. It was found that the activation energy of Sn–8Zn–3Bi solder alloy can be significantly increased with addition of Sb, by 60% to 90 kJ/mol approximately, whereas the secondary creep exponent falls in the range 3–7. Improved creep resistance is attributed to solid solution strengthening introduced by micro-alloying. Creep mechanisms that govern the deformation of these newly developed lead-free solder alloys have also been proposed. Originality/value The findings are expected to fill the gap of knowledge on creep behaviour of these newly developed solder alloys, which are possible alternatives as lead-free interconnecting material in low temperature electronic assembly.
