Ferroelectric capacitors (FeCAPs) with high process compatibility, high reliability, ultra-low programming current and fast operation speed are promising candidates to traditional volatile and nonvolatile memory. In addition, they have great potential in the fields of storage, computing, and memory logic. Nevertheless, effective methods to realize logic and memory in FeCAP devices are still lacking. This study proposes a 1T2C FeCAP-based in situ bitwise X(N)OR logic based on a charge-sharing function. First, using the 1T2C structure and a two-step write-back circuit, the nondestructive reading is realized with less complexity than the previous work. Second, a method of two-line activation is used during the operation of X(N)OR. The verification results show that the speed, area and power consumption of the proposed 1T2C FeCAP-based bitwise logic operations are significantly improved.

ABSTRACTThe conventional a-Si:H thin film transistor (TFT) is a field effect transistor (FET), which has disadvantages of a low operation speed and a small current driving capability. To achieve a higher speed and larger current driving capability, a potential solution is to fabricate the a-Si:H-based bipolar thin film transistor (B-TFT). In this study, a-Si:H p-i-n junctions were prepared and studied in order to determine the proper layer thickness for good junction behaviors. B-TFTs composed of a stacked structure of n+/i/p/i/n+ were then fabricated. The complete B-TFT was made using plasma enhanced chemical vapor deposition (PECVD) to deposit all doped and undoped a-Si:H layers and SiNx dielectrics at 250°C. Reactive ion etching (RIE) and wet etching methods were used to define base and emitter regions and contacts. The I-V characteristics of the complete B-TFT were investigated. The common-emitter current gain is 3∼6, which is larger than the literature report of 2∼3. In addition, a collector current larger than the literature value was obtained. A significant current noise was observed, which may be contributed to the high series resistance of the base layer and defective junction interfaces. In this paper, process and structure influences on the a-Si:H junction and B-TFT performances are discussed.

This paper introduced a fast fingerprint identification system based on TMS320VC5416 DSP chip and MBF200 solidity fingerprint sensor. It precipitates fingerprint identification device developing into the direction of miniaturization, embedded and automatic.It recommends fingerprint identification system hardware and software design and the main system processing flow, aim at fingerprint identification arithmetic, the influence of system operation speed is being researched at the same time. High-speed data acquisition system is been built in order to achieve a DSP fingerprint identification system with high efficiency and low cost.

Multi-core processor has been a hot topic since it improves operation speed. It is not easy to get efficient parallel processing data algorithms because of waste of hardware resources. In this paper, a novel multitask parallel algorithm based on getting common substring of two strings is described in order to improve the data-handling capacity of the multi-processor. Firstly, this algorithm performs Task Parallel Library (TPL) in VS.NET, and then schedule the algorithm proposed in this paper to process data. This algorithm is tested by actual parallel data. The results demonstrate that this algorithm overcomes the problem of waste of hardware resource, can take full advantage of the features of multi-core parallel processing data thereby enhancing the parallel speedup, greatly improving the efficiency of data processing.

The main objective in improving optical communication systems, which are widely developed nowadays, is a solution of the problem of operation speed of the entire commutation system, which is limited by quick action of the outer elements of the management system. There have been presented the structure and algorithm of a radically new commutation system based on the 4x4 optical switch operation. The specific feature of the switch operation is the lack of external control over switching process. The operation principle of the main element of the 4×4 optical switch - an optical switching element - has been considered. The switching element is a photonic crystal consisting of a layer of metamaterial, a dielectric substance and ferrite films. The results of the numerical simulation of the switch are presented. The analysis of results allows to infer that the proposed switch can be used in modern communication systems.

Abstract Whether the planned path is optimal or not is an important condition for the completion of the responsive submarine-searching task, which depends on the applicability of the planning algorithm. According to the requirements of responsive submarine-searching mission of the anti-submarine aircraft, SAS algorithm used in responsive submarine-searching path planning is analysed in this paper, the relevant constraints are given, and the simulation calculation is carried out by using SAS algorithm. The results show that SAS algorithm has excellent performance in operation speed and planning effect, and it can better meet the training requirements.
