Formation of Compositionally Abrupt Axial Heterojunctions in Silicon-Germanium Nanowires

We have formed compositionally abrupt interfaces in silicon-germanium (Si-Ge) and Si-SiGe heterostructure nanowires by using solid aluminum-gold alloy catalyst particles rather than the conventional liquid semiconductor–metal eutectic droplets. We demonstrated single interfaces that are defect-free and close to atomically abrupt, as well as quantum dots (i.e., Ge layers tens of atomic planes thick) embedded within Si wires. Real-time imaging of growth kinetics reveals that a low solubility of Si and Ge in the solid particle accounts for the interfacial abruptness. Solid catalysts that can form functional group IV nanowire-based structures may yield an extended range of electronic applications.

ABSTRACTSilicon and Germanium nanowires (NWs) have shown a strong ability to enhance both the absorption and scattering of light. Tailoring the optical properties of Si or Ge NWs can be obtained by adjusting the nanowire diameter. Another parameter that can be used is the chemical composition of silicon-germanium (Si1-xGex-NWs) alloys. In this work, we perform a numerical study on the optical properties of single Si1-xGex-NWs based on the Lorenz-Mie theory. The effects of Ge composition, light polarization and angle of incidence on the nanowire optical properties are investigated.

Compounds with the composition of tetraminates were prepared from the tetrachlorides of silicon, germanium, tin, and titanium with triethylamine. Thermal decomposition of the tetraminates leads to the suggestion that they are molecular addition compounds.

Aminates of tin tetrachloride and titanium tetrachloride are reported. On the bases of these compounds, and the recovery of a tetraminate, SiCl4•4EtNH2, from among the substitution products in the reaction of silicon tetrachloride with ethylamine at −78 °C., it is suggested that the transition state in the substitution reaction corresponds to an addition compound.

We investigated the electron excitation of the fine-structure levels of the 3P ground state and the first excited 1D state of the first four elements of Group IV: carbon, silicon, germanium, and tin. These calculations were carried out in the j–j coupling scheme using the relativistic distorted-wave method. Results are presented for the differential cross sections and spin-polarization parameters for incident electron energies of 25 and 40 eV. PACS Nos.: 34.80Dp, 34.80Nz

Silver-gold alloy catalyst for ketones hydrogenation in liquid-phase using NaBH4 as hydrogen source is reported. AgAu alloy nanoparticles are synthesized from common inorganic precursors and mild experimental conditions. To favour the dispersion of the sample in the mixed-aqueous reaction solution a ligand exchange with citric acid was promoted. This citric acid modified AgAu catalyst, thanks to the synergistic effect of Au and Ag, allows for the selective hydrogenation of ketones with to maximum isopropanol yields of 99.7 % within 8 min and shows an excellent reusability after 7 run.
