Experimental Characterization of Different Condenser Technologies in a Passive Two-Phase Cooling System for Thermal Management of Electronics

It is now widely recognized that the three-dimensional (3D) system integration is a key enabling technology to achieve the performance needs of future microprocessor integrated circuits (ICs). To provide modular thermal management in 3D-stacked ICs, the interlayer microfluidic cooling scheme is adopted and analyzed in this study focusing on a single cooling layer performance. The effects of cooling mode (single-phase versus phase-change) and stack/layer geometry on thermal management performance are quantitatively analyzed, and implications on the through-silicon-via scaling and electrical interconnect congestion are discussed. Also, the thermal and hydraulic performance of several two-phase refrigerants is discussed in comparison with single-phase cooling. The results show that the large internal pressure and the pumping pressure drop are significant limiting factors, along with significant mass flow rate maldistribution due to the presence of hot-spots. Nevertheless, two-phase cooling using R123 and R245ca refrigerants yields superior performance to single-phase cooling for the hot-spot fluxes approaching ∼300 W/cm2. In general, a hybrid cooling scheme with a dedicated approach to the hot-spot thermal management should greatly improve the two-phase cooling system performance and reliability by enabling a cooling-load-matched thermal design and by suppressing the mass flow rate maldistribution within the cooling layer.

Two-phase cooling systems provide a viable technology for high–heat flux rejection in electronic systems. They provide high cooling capacity and uniform surface temperature. However, a major restriction of their application is the critical heat flux condition (CHF). This work presents model predictive control (MPC) design for CHF avoidance in two-phase pump driven cooling systems. The system under study includes multiple microchannel heat exchangers in series. The MPC controller performance is compared to the performance of a baseline PI controller. Simulation results show that while both controllers are able to maintain the two-phase cooling system below CHF, MPC has significant reduction in power consumption compared to the baseline controller.

It is important for the safety and good performance of a Li-ion battery module/pack to have an efficient thermal management system. In this paper, a battery thermal management system with a two-phase refrigerant circulated by a pump was developed. A battery module consisting of 240 18650-type Li-ion batteries was fabricated based on a finned-tube heat-exchanger structure. This structural design offers the potential to reduce the weight of the battery thermal management system. The cooling performance of the battery module was experimentally studied under different charge/discharge C-rates and with different refrigerant circulation pump operation frequencies. The results demonstrated the effectiveness of the cooling system. It was found that the refrigerant-based battery thermal management system could maintain the battery module maximum temperature under 38 °C and the temperature non-uniformity within 2.5 °C for the various operation conditions considered. The experimental results with 0.5 C charging and a US06 drive cycle showed that the thermal management system could reduce the maximum temperature difference in the battery module from an initial value of 4.5 °C to 2.6 °C, and from the initial 1.3 °C to 1.1 °C, respectively. In addition, the variable pump frequency mode was found to be effective at controlling the battery module, functioning at a desirable constant temperature and at the same time minimizing the pump work consumption.

Thermal management of electronics is a critical part of maintaining high efficiency and reliability. Adequate cooling must be balanced with weight and volumetric requirements, especially for passive air-cooling solutions in electronics applications where space and weight are at a premium. It should be noted that there are systems where thermal solution takes more than 95% of the total weight of the system. Therefore, it is necessary to investigate and utilize advanced materials to design low weight and compact systems. Many of the advanced materials have anisotropic thermal properties and their performances depend strongly on taking advantage of superior properties in the desired directions. Therefore, control of thermal conductivity plays an important role in utilization of such materials for cooling applications. Because of the complexity introduced by anisotropic properties, thermal performances of advanced materials are yet to be fully understood. Present study is an experimental and computational study on characterization of thermal performances of advanced materials for heat sink applications. Numerical simulations and experiments are performed to characterize thermal performances of four different materials. An estimated weight savings in excess of 75% with lightweight materials are observed compared to the traditionally used heat sinks.
