More efficient heat sinks are required due to the rapid increase of power density in microelectronic devices. In this study, a micro-array heat sink with stagger trapezoidal bumps was designed. Numerical simulations for the flow and heat transfer under various conditions were carried out to help us to fully understand the mechanisms of the heat transfer enhancement in such a heat sink. The effects of the structure of the heat sink, parameters of the bumps, and volume fraction of the nanofluid on the performance of heat sink were studied. The results show us that the bumps in the heat sink can result in chaotic convection, interrupting the thermal boundary layer and increasing the cooling area, subsequently improving the heat transfer performance. Furthermore, parametric investigations for trapezoidal bumps were conducted to obtain preferential values for parameters, such as the bump width, fore rake angle of the bump, bump height, and bump pitch.

In the present work, horizontal-base pin fin heat sinks exposed to free convection in air are studied. They are made of aluminum, and there is no contact resistance between the base and the fins. For the same base dimensions the fin height and pitch vary. The fins have a constant square cross-section. The edges of the sink are blocked: the surrounding insulation is flush with the fin tips. The effect of fin height and pitch on the performance of the sink is studied experimentally and numerically. In the experiments, the heat sinks are heated using foil electrical heaters. The heat input is set, and temperatures of the base and fins are measured. In the corresponding numerical study, the sinks and their environment are modeled using the Fluent 6 software. The results show that heat transfer enhancement due to the fins is not monotonic. The differences between sparsely and densely populated sinks are analyzed for various fin heights. Also assessed are effects of the blocked edges as compared to the previously studied cases where the sink edges were exposed to the surroundings.

In the present work, a compact modeling method based on a volume-averaging technique is presented. Its application to an analysis of fluid flow and heat transfer in straight fin heat sinks is then analyzed. In this study, the straight fin heat sink is modeled as a porous medium through which fluid flows. The volume-averaged momentum and energy equations for developing flow in these heat sinks are obtained using the local volume-averaging method. The permeability and the interstitial heat transfer coefficient required to solve these equations are determined analytically from forced convective flow between infinite parallel plates. To validate the compact model proposed in this paper, three aluminum straight fin heat sinks having a base size of 101.43mm×101.43mm are tested with an inlet velocity ranging from 0.5 m/s to 2 m/s. In the experimental investigation, the heat sink is heated uniformly at the bottom. The resulting pressure drop across the heat sink and the temperature distribution at its bottom are then measured and are compared with those obtained through the porous medium approach. Upon comparison, the porous medium approach is shown to accurately predict the pressure drop and heat transfer characteristics of straight fin heat sinks. In addition, evidence indicates that the entrance effect should be considered in the thermal design of heat sinks when Re Dh/L>∼O10.

A series of experimental investigations with a new modified transient liquid crystal method on the studies related to the fluid flow and heat transfer characteristics in a channel installed with a heat sink have been successfully performed. The parametric studies on the local and average effective heat transfer characteristics for confined heat sinks have been explored. The influencing parameters and conditions include air preheating temperature at channel inlet, flow velocity and heat sink types. Besides, a concept of the amount of enhanced heat transfer (AEHT) is introduced and defined as the ratio of j/f. The j/f ratio is almost independent of Reynolds number for a specific confined heat sink. The j/f ratios are 0.0603 and 0.0124 for fully-confined and unconfined heat sinks, respectively.

In the experimental investigation, the heat sink is heated uniformly at the bottom. Pressure drop and heat transfer characteristics of pin fin heat sinks obtained from the porous medium approach are compared with experimental results. Upon comparison, the porous medium approach is shown to predict accurately the pressure drop and heat transfer characteristics of pin fin heat sinks. Finally, surface porosities of the pin fin heat sink for which the thermal resistance of the heat sink is minimal are obtained under constraints on pumping power and heat sink size. The optimized pin fin heat sinks are shown to be superior to the optimized straight fin heat sinks in thermal performance by about 50% under the same constraints on pumping power and heat sink size.

A numerical method for simulating impinging air flow and heat transfer in plate-fin type heat sinks has been developed. In this method, all the fins of an individual heat sink and the air between them are replaced with a single, uniform element having an appropriate flow resistance and thermal conductivity. With this element, fine calculation meshes adapted to the shape of the actual heat sink are not needed, so the size of the calculation mesh is much smaller than that of conventional methods.

Numerical analysis is performed to examine axisymmetric laminar flow and heat transfer characteristics of colloidal dispersions of nanoparticles in water (nanofluids). Effect of volume fraction on flow and heat transfer characteristics is investigated. Four different materials, Alumina, Copper, Copper Oxide, and Graphite are considered. Heat transfer and property measurements were conducted previously for Alumina nanofluid. The measurements have shown that nanofluids can behave as homogeneous mixtures. It is found that oxide-based nanofluids offer the least heat transfer enhancement compared to elements-based nanofluids. When normalized by friction pressure drop, it is shown that graphite can have the highest effective heat transfer enhancement. For a given volume flow rate, all nanofluids exhibited linear increase in heat transfer enhancement with increasing colloids volume fraction, up to 0.05.

Sectional oblique fins are employed, in contrast to continuous fins in order to modulate the flow in microchannel heat sinks. The breakage of a continuous fin into oblique sections leads to the reinitialization of the thermal boundary layer at the leading edge of each oblique fin, effectively reducing the boundary layer thickness. This regeneration of entrance effects causes the flow to always be in a developing state, thus resulting in better heat transfer. In addition, the presence of smaller oblique channels diverts a small fraction of the flow into adjacent main channels. The secondary flows created improve fluid mixing, which serves to further enhance heat transfer. Both numerical simulations and experimental investigations of copper-based oblique finned microchannel heat sinks demonstrated that a highly augmented and uniform heat transfer performance, relative to the conventional microchannel, is achievable with such a passive technique. The average Nusselt number, Nuave, for the copper microchannel heat sink which uses water as the working fluid can increase as much as 103%, from 11.3 to 22.9. Besides, the augmented convective heat transfer leads to a reduction in maximum temperature rise by 12.6 °C. The associated pressure drop penalty is much smaller than the achieved heat transfer enhancement, rendering it as an effective heat transfer enhancement scheme for a single-phase microchannel heat sink.

Heat transfer enhancement associated with use of a nanofluid coolant is analyzed for small electronic heat sinks. The analysis is based on the ε-NTU heat exchanger methodology, and is used to examine enhancement associated with use of H2O–Al2O3 nanofluids in a heat sink experiencing turbulent flow. Predictive correlations are generated to ascertain the degree of enhancement based on the fluid’s thermophysical properties. The enhancement is quite small, suggesting the limited usefulness of nanofluids in this particular application.

An experimental and numerical investigation of the effect of using two types of nanofluids with suspending of (Al2O3 and CuO) nanoparticles in deionized water with a volume fraction of (0.1% vol.), in addition to use three types of fin plate configurations of (smooth, perforated, and dimple plate) to study the heat transfer enhancement characteristics of commercial fin plate heat sink for cooling computer processing unit. All experimental tests under simulated conditions by using heat flux heater element with input power range of (5, 16, 35, 70, and 100 W). The experimental parameters calculated are such as water and nanofluid as coolant with Reynolds number of (7000, 8000, 9400 and 11300); the air is blown in the inlet duct across the heat sink with Reynolds number of (10500, 12300, 14200 and 16000). The distance fin-to-fin is kept constant at (2.00 mm), and the channel employed in this work has a square cross-section of (7 cm) inside. It was observed that the average effectiveness and Nusselt number of the nanofluids are higher compared with those of using conventional liquid cooling systems. However, the perforated fin plate showed higher air heat dissipation than the other configuration plate fin employed in this study. The experimental results were supported by numerical results which gave a good indication to heat transfer enhancement in studied ranges.
