ABSTRACTWe review and discuss the main structural phenomena inherent in epitaxial multilayer semiconductor growth: lattice mismatch, misfit dislocation generation, two-dimensional vs. threedimensional growth, interface abruptness and planarity and the local atomic structure of semiconductor alloys. The prevalence of metastable structures, often a function of crystal growth temperature, is discussed. We also investigate the effect of Si ion implantation and subsequent rapid thermal annealing of AlGaAs/GaAs and InGaAs/GaAs multilayer structures, with reference to strain relaxation, layer planarity and enhanced Al, In and Si diffusion.

Paper describes the structure, principle of work and metrological characteristics of the State primary standard of ellipsometric angles units GET 186-2017, which provides measurement of the two-dimensional spatial distribution of ellipsometric angles. The GET 186-2017 includes a spectral ellipsometer equipped with a two-coordinate table for measurements on a grid of 10×10 points, and an interference profilometer which measures a two-dimensional map of deviations from 90° normal to the surface of the object. At scan points where the normal deviation exceeds 0.01° there are no measurements. Measurement of the two-dimensional spatial distribution of ellipsometric angles allows restoring the spatial distribution of the thickness and complex refractive index of coatings over the area. GET 186-2017 ensures the uniformity of measurements in priority areas of science and technology, such as microelectronics, optics, instrument making. The main consumers of GET 186-2017 are organizations involved in the development of new products of microelectronics, solar cells, optics, in particular laser gyroscopes. Such products includes ordered multilayer structures deposited on substrates, which are controlled using various types of ellipsometers, including image ellipsometers.

The formation of pseudomorphous GeSiSn layers directly on Si have been investigated. The transition from two-dimensional growth regime to three-dimensional of the GeSiSn film on Si(100) was studied for different mismatch with silicon and growth temperatures. A possibility of synthesis of multilayer structures by molecular beam epitaxy was shown. The crystal lattice constants were determined using the high-resolution transmission electron microscopy and X-ray diffractometry. The p-i-n-diodes based on multilayer GeSiSn/Si structures were created which demonstrated the photoresponse increasing by several orders of magnitude in comparison the Sn-free structures at an increase in the Sn content. Nanostructures based on GeSiSn layers have demonstrated the photoluminescence at 0.6−0.85 eV.

We present in this paper numerical simulation results of the thermal radiative properties of a two-dimensional (2D) rectangular SiC grating atop a photonic crystal (PC). The results show that surface phonon polaritons (SPhPs) can be excited by both TE and TM waves when they are scattered by the 2D grating. Excitation of SPhPs, PC modes, and magnetic polaritons (MPs), and interactions between them give rise to great enhancement of the emissivity. Distinct effects of the grating geometry on the resonance of SPhPs, PC modes, and MPs were revealed, which suggest a way to effectively manipulate the emissivity by tuning the structure's geometry. Furthermore, the results indicate that quasi-diffuse emissivity of the structure can be obtained for both TE and TM waves.
