Abstract In order to meet increasing performance demand from high-performance computing (HPC) and edge computing, thermal design power (TDP) of CPU and GPU needs to increase. This creates thermal challenge to corresponding electronic packages with respect to heat dissipation. In order to address this challenge, two-phase immersion cooling is gaining attention as its primary mode of heat of removal is via liquid-to-vapor phase change, which can occur at relatively low and constant temperatures. In this paper, integrated heat spreader (IHS) with boiling enhancement features is proposed. 3D metal printing and metal injection molding (MIM) are the two approaches used to manufacture the new IHS. The resultant IHS with enhancement features are used to build test vehicles (TV) by following standard electronic package assembly process. Experimental results demonstrated that boiling enhanced TVs improved two-phase immersion cooling capability by over 50% as compared to baseline TV without boiling enhanced features.

In this work, powder injection molding (PIM) of Ti-6Al-4V alloy powder has been studied. Defect-free high performance Ti-6Al-4V parts with low carbon/oxygen contents have been successfully prepared by PIM. A pre-alloyed Ti-6Al-4V alloy powder and wax-polymer binder system have been mixed together to prepare the feedstock. In mixing stage, the solid loading percentage and mixing conditions have been optimized. Rheological and thermal debinding behaviors of prepared feedstock have been characterized and numerically expressed based on rheometry and thermal gravity experimental results. In addition, the injection molding process of Ti-6Al-4V parts has been numerically analyzed to optimize the injection molding conditions. Consequently, the defect-free Ti-6Al-4V parts with low carbon and oxygen contents have been successfully fabricated by PIM, which exhibits excellent physical and mechanical properties.

Nowadays, the plastic injection molding industry is ever-growing, crucial, and its plastic products can be seen everywhere. However, the mold damage problem still frustrates operators because of its high maintenance price and time-consuming maintenance process. This damage is commonly caused by foreign bodies in mold area, and the conventional mold protection method is insufficient for high-performance injection molding machines because of the uncertainty from many setting parameters. To improve detection precision of mold protection driven by a toggle mechanism ( T M ), this paper puts forward E M P , i.e., an extended Kalman filter ( E K F ) based self-adaptive mold protection method, wherein the E K F is used in current curve optimization, and the self-adaptive method ( S A M ) is proposed to gain an safety range of current curve. The E M P was verified in a 140-ton electric injection molding machine. Compared with a general method, the proposed method decreases the detected distance of mold protection by 22% under different thickness foreign bodies.

Powder injection molding (PIM) is a powder metallurgy process currently used for the production of complicated and near net shape parts of high performance materials [. This technique basically combines the advantages of plastic injection molding and the versatility of the conventional powder metallurgy technique. The process overcomes the shape limitation of powder compaction, the cost of machining, the productivity limits of isostatic pressing and slip casting, and the defect and tolerance limitations of conventional casting [1, 2, . According to German and Bose [, the technology of metal injection molding (MIM) is more complicated than that of the plastic injection molding, which arises from the need to remove the binder and to densify and strengthen the part. The process composed of four sequential steps: mixing of the powder and organic binder, injection molding, debinding where all binders are removed and sintering [1, 2, 3, 4]. The interest in natural fiber-reinforced polymer composites is growing rapidly due to their high performance in terms of mechanical properties, significant processing advantages, excellent chemical resistance, low cost and low density. In this study, the compression and injection molding of polypropylene (PP) and polylactic acid (PLA) based composites reinforced with rice hulls or kenaf fibers was carried out and their basic properties were examined. Rice hulls from rice processing plants and natural lignocellulosic kenaf fibers from the bast of the plant Hibiscus Cannabinus represent renewable sources that could be utilized for composites. Maleic anhydride grafted PP (MAPP) and maleic anhydride grafted PLA (MAPLA) were used as coupling agents (CA) to improve the compatibility and adhesion between the fibers and the matrix. Composites containing 30 wt % reinforcement were manufactured by compression and injection molding, and their mechanical and thermal properties were compared. It was found that the techniques applied for manufacturing of the eco-composites under certain processing conditions did not induce significant changes of the mechanical properties. The flexural strength of the compressed composite sample based on PP and kenaf is 51. 3 MPa in comparison with 46.7 MPa for the same composite produced by injection molding technique. Particularly, PP-based composites were less sensitive to processing cycles than PLA-based composites. The experimental results suggest that the compression and injection molding are promising techniques for processing of eco-composites. Moreover, the PP-based composites and PLA-based composites can be processed by compression and injection molding. Both composites are suitable for applications as construction materials.
