Least-Volume Optimization of Finned Heat Sinks for Burn-in Air-Cooling Solutions

With the development and increasing use of high-density components with their high power dissipation needs, electronic packages have required the investigation of innovative techniques for the efficient dissipation of heat. One prevalent method is the use of forced convection heat spreaders, called heat sinks, which are also widely used in Burn-In (BI) ovens. There are some contradictions remaining in recent research on modeling and Nusselt number correlations of heat sinks in forced air convection. This paper begins by reviewing past research for different finned heat sink geometries with and without bypass flow over the heat sinks. A new method called Least Volume Optimization is then proposed to analyze the thermal performance of finned heat sinks for BI air-cooling solutions. The analysis shows that the volumetric heat dissipation of a parallel plate fin heat sink is higher than that of a pin fin heat sink, based on an optimal fin geometry.

Heat dissipation is becoming more and more challenging with the preface of new electronic components having staggering heat generation levels. Present day solutions should have optimized outcomes with reference to the heat sink scenarios. The experimental and theoretical results for plate type heat sink based on mathematical models have been presented in the first part of the paper. Then the parametric optimization (topology optimization) of plate type heat sink using Levenberg-Marquardt technique employed in the COMSOL Multiphysics? software is discussed. Thermal resistance of heat sink is taken as objective function against the variable length in a predefined range. Single as well as multi-parametric optimization of plate type heat sink is reported in the context of pressure drop and air velocity (Reynolds number) inside the tunnel. The results reported are compared with the numerical modeled data and experimental investigation to establish the conformity of results for applied usage. Mutual reimbursements of greater heat dissipation with minimum flow rates are confidently achievable through balanced, heat sink geometry as evident by the presented simulation outcome. About 12% enhancement in pressure drop and up to 51% improvement in thermal resistance is reported for the optimized plate fin heat sink as per data manifested.

Optimization of pin-fin heat sinks for impingement cooling of electronic components was studied. The study was based on a semi-empirical zonal model for determining thermal resistance as well as pressure drop. To test the validity of the model’s predictions, experiments and flow visualization were performed. The experimental results validated the model. The model enables cost-effective designs to be calculated in order to optimize pin-fin heat sinks. These calculations took into consideration 16 design parameters including pin diameter, minimum spacing between pins, and fin height. For the particular blower considered in our study, the optimum pin diameter was found being 0.35 mm. And the characteristics and limitations of air-cooling for such applications were investigated under various conditions. [S1043-7398(00)01704-7]

The inherent advantages of forced air cooling have led to the widespread use of fully and partially shrouded heat sinks for the thermal management of high power microprocessors. The superior thermal performance that is achievable in the fully shrouded configuration is accompanied by a significant pressure drop penalty. The concept introduced in the current study, employs a thin sheet-metal “heat shield,” placed around a partially shrouded heat sink, to channel the flow directly into the heat sink. A combined numerical and experimental study has shown that the use of this “heat shield” can substantially enhance heat sink thermal performance, in a channel geometry and air flow range typical of commercial chip packages; making it comparable to that of a fully shrouded heat sink, with a substantially lower pressure drop (∼50%). In addition, this thermal enhancement device can be easily retrofitted into existing systems; improving performance without major channel and/or fan modifications.

Primary heat dissipation method of IC Chip is still air-cooling at present. This paper presents a new machining method of air-cooled plate fin heat sinks, namely orthogonal planing. The surface of plate fins machined by this method are rough enough to augment its specific surface area; the rough surface can also disturb laminar sub-layer of turbulent thermal boundary layer, thus the thermal resistances of thermal boundary layer are reduced. Therefore, heat dissipation efficiency of heat sink can be enhanced further. The focus of plate fin heat sinks forming by orthogonal planing is how to machine flat chips. A new pattern of chip curl that is called down-curl can be observed when rake angle of tool is rather large and cutting thickness is very thin. As cutting thickness increases, down-curl chips become flat and then up-curling. There is a transition area that chips are not curled between down- and up-curl. The conditions that chips are not curled are obtained through investigating influences of rake angle and cutting thickness on chip curl, and flat plate fins with rough surface are produced.

The need for dissipating heat from microsystems has increased drastically in the last decade. Several methods of heat dissipation using air and liquids have been proposed by many studies, and pin-fin micro heat sinks are one among them. Researchers have developed several effective pin-fin structures for use in heat sinks, but not much effort has been taken towards the optimization of profile and dimensions of the pin-fin. In this paper the authors studied the effect of different pin-fin shapes on the thermal resistance and pressure drop in a specific micro heat-sink. Optimization subjected to two different constraints is studied in this paper. The first optimization is subjected to constant flow rate and the second one is subjected to constant pressure drop. Both optimization processes are carried out using computer simulations generated using COVENTORWARE™. Two of the best structures from each of these optimization studies are selected and further analysis is performed for optimizing their structure dimensions such as width, height and length. A section of the total micro heat-sink is modeled for the initial optimization of the pin-fin shape. The model consists of two sections, the substrate and the fluid. Six different shapes: square, circle, rectangle, triangle, oval and rhombus were analyzed in the initial optimization study. Preliminary tests were conducted using the first model described above for a flow rate of 0.6ml/min. The non dimensional overall thermal resistance of the heat sink, and the nondimensional pumping power was calculated from the results. A figure of merit (FOM) was developed using the nondimensional thermal resistance and nondimensional pumping power for each structure with different pin-fin shapes. Smaller the value of FOM better the performance of the heat sink. The study revealed that the circle and ellipse structures have the best performance and the rectangle structure had the worst performance at low flow rates. At high flow rates rectangular and square structures have the best performance.

A computational study is conducted to explore thermal performances of natural convection hybrid fin heat sinks (HF HSs). The proposed HF HSs are a hollow hybrid fin heat sink (HHF HS) and a solid hybrid fin heat sink (SHF HS). Parametric effects such as a fin spacing, an internal channel diameter, a heat dissipation on the performance of HF HSs are investigated by CFD analysis. Study results show that the thermal resistance of the HS increases while the mass-multiplied thermal resistance of the HS decreases associated with the increase of the channel diameter. The results also shows the thermal resistance of the SHF HS is 13% smaller, and the mass-multiplied thermal resistance of the HHF HS is 32% smaller compared with the pin fin heat sink (PF HS). These interesting results are mainly due to integrated effects of the mass-reduction, the surface area enhancement, and the heat pumping via the internal channel. Such better performances of HF HSs show the feasibility of alternatives to the conventional PF HS especially for passive cooling of LED lighting modules.

This paper presents the effects of heat dissipation performance of pin fins with different heat sink structures. The heat dissipation performance of two types of pin fin arrays heat sink are compared through measuring their heat resistance and the average Nusselt number in different cooling water flow. The temperature of cpu chip is monitored to determine the temperature is in the normal range of working temperature. The cooling water flow is in the range of 0.02L/s to 0.15L/s. It’s found that the increase of pin fins in the corner region effectively reduce the temperature of heat sink and cpu chip. The new type of pin fin arrays increase convection heat transfer coefficient and reduce heat resistance of heat sink.

An experimental study on thermal-hydraulic performance of de-ionized water over a bank of shrouded NACA 66-021 hydrofoil micro pin fins with wetted perimeter of 1030-μm and chord thickness of 100 μm has been performed. Average heat transfer coefficients have been obtained over effective heat fluxes ranging from 4.0 to 308 W/cm2 and mass velocities from 134 to 6600 kg/m2s. The experimental data is reduced to the Nusselt numbers, Reynolds numbers, total thermal resistances, and friction factors in order to determine the thermal-hydraulic performance of the heat sink. It has been found that prodigious hydrodynamic improvement can be obtained with the hydrofoil-based micro pin fin heat sink compared to the circular pin fin device. Fluid flow over pin fin heat sinks comprised from hydrofoils yielded radically lower thermal resistances than circular pin fins for a similar pressure drop.
