Abstract The structure of a gate-controlled graphene/germanium hybrid photodetector was optimized by splitting the active region to achieve highly sensitive infrared detection capability. The strengthened internal electric field in the split active junctions enabled efficient collection of photocarriers, resulting in a responsivity of 2.02 A W−1 and a specific detectivity of 5.28 × 1010 Jones with reduced dark current and improved external quantum efficiency; these results are more than doubled compared with the responsivity of 0.85 A W−1 and detectivity of 1.69 × 1010 Jones for a single active junction device. The responsivity of the optimized structure is 1.7, 2.7, and 39 times higher than that of previously reported graphene/Ge with Al2O3 interfacial layer, gate-controlled graphene/Ge, and simple graphene/Ge heterostructure photodetectors, respectively.

Recently, in the solar energy society, several key technologies have been reported to meet a grid parity, such as cost-efficient materials, simple processes, and designs. Among them, the assistive plasmonic of metal nanoparticles (MNPs) integrating with the downshifting on luminescent materials attracts much attention. Hereby, Si-based Schottky junction solar cells are fabricated and examined to enhance the performance. CdSe/ZnS quantum dots (QDs) with different gold nanoparticles (Au NPs) sizes were incorporated on a Si light absorbing layer. Due to the light scattering effect from plasmonic resonance, the sole Au NPs layer results in the overall enhancement of Si solar cell’s efficiency in the visible spectrum. However, the back-scattering and high reflectance of Au NPs lead to efficiency loss in the UV region. Therefore, the QDs layer acting as a luminescent downshifter is deployed for further efficiency enhancement. The QDs layer absorbs high-energy photons and re-emits lower energy photons in 528 nm of wavelength. Such a downshift layer can enhance the overall efficiency of Si solar cells due to poor intrinsic spectral response in the UV region. The optical properties of Au NPs and CdSe QDs, along with the electrical properties of solar cells in combination with Au/QD layers, are studied in depth. Moreover, the influence of Au NPs size on the solar cell performance has been investigated. Upon decreasing the diameters of Au NPs, the blueshift of absorbance has been observed, cooperating with QDs, which leads to the improvement of the quantum efficiency in the broadband of the solar spectrum.

Conventional electrodes in typical photodetectors only conduct electrical signals and introduce high optical reflection, impacting the optical-to-electrical conversion efficiency. The created surface solar harvester with a multi-functional folded electrode (MFFE) realizes both a three-dimensional Schottky junction with a larger light detecting area as well as low optical reflection from 300 nm (ultra-violet light) to 1100 nm (near-infrared light) broadly without an additional anti-reflection layer. The MFFE needs silicon etching following the lithography process. The metal silver was deposited over structured silicon, completing the whole device simply. According to the experimental results, the width ratio of the bottom side to the top side in MFFE was 15.75, and it showed an optical reflection of 5–7% within the major solar spectrum of AM1.5G by the gradient refractive index effect and the multi-scattering phenomenon simultaneously. While the perovskite materials were deposited over the MFFE structure of the solar harvester, the three-dimensional electrode with lower optical reflection benefitted the perovskite solar cell with a larger detecting area and an additional anti-reflection function to absorb solar energy more efficiently. In this concept, because of the thin stacked film in the perovskite solar cell, the solar energy could be harvested by the prepared Schottky junction of the solar harvester again, except for the optical absorption of the perovskite materials. Moreover, the perovskite materials deposited over the MFFE structure could not absorb near-infrared (NIR) energies to become transparent. The NIR light could be harvested by the light detecting junction of the solar harvester to generate effective photocurrent output additionally for extending the detection capability of perovskite solar cell further. In this work, the concept of integration of a conventional perovskite solar cell with a silicon-based solar harvester having an MFFE structure was proposed and is expected to harvest broadband light energies under low optical reflection and enhance the solar energy conversion efficiency.
