Abstract As DRAM technology extends into 12-inch diameter wafer processing, plasma-induced wafer charging is a serious problem in DRAM volume manufacture. There are currently no comprehensive reports on the potential impact of plasma damage on high density DRAM reliability. In this paper, the possible effects of floating potential at the source/drain junction of cell transistor during high-field charge injection are reported, and regarded as high-priority issues to further understand charging damage during the metal pad etching. The degradation of block edge dynamic retention time during high temperature stress, not consistent with typical reliability degradation model, is analyzed. Additionally, in order to meet the satisfactory reliability level in volume manufacture of high density DRAM technology, the paper provides the guidelines with respect to plasma damage. Unlike conventional model as gate antenna effect, the cell junction damage by the exposure of dummy BL pad to plasma, was revealed as root cause.

Palmitoleic acid, one scarce omega-7 monounsaturated fatty acid, has important applications in the fields of medicine and health products. Tribonema has been considered as a promising candidate for the production of palmitoleic acid due to its high lipid and palmitoleic acid content and remarkable heterotrophic ability. The high-density heterotrophic cultivation of Tribonema minus was conducted in this work, and the highest biomass of 42.9 g L−1 and a relatively low lipid content of 28.7% were observed. To further enhance the lipid and palmitoleic acid accumulation, induction strategies under two regimes of phototrophy and heterotrophy with different conditions were investigated and compared. Results demonstrated encouraging promotions both by heterotrophic and phototrophic ways, and the final lipid contents reached 41.9% and 49.0%, respectively. In consideration of the time cost, however, the induction under heterotrophic conditions was much more advantageous, by which the highest lipid and palmitoleic acid productivities of 1.77 g L−1 d−1 and 924 mg L−1 d−1 were obtained respectively, with the lipid yield on glucose of 0.26 g g−1.

The properties of parylene based memristors with embedded silver nanoparticles were studied: current–voltage characteristics and resistive switching effect, endurance and retention time. It was found that introduction of nanoparticles leads to a significant improvement of the main memristive characteristics. Obtained results could be used to create large memristor arrays with homogeneous characteristics that emulate synapses in neuromorphic computing systems.

This paper elucidates the phytoremediation potential of water hyacinth (Eichhornia crassipes [Mart.] Solms) for TN and TP rich industrial wastewaters determined for 15 weeks under different set-ups of 2-fold (56 TN mg/l and 15.4 TP mg/l), 1-fold, 1/2-fold, 1/4-fold and 1/8-fold and a control with no nutrients in duplicate. A mass balance was conducted to evaluate the phytoremediation efficiencies and to identify the key mechanisms of nutrient removal from the wastewaters. Our results manifested that water hyacinth is a promising candidate for a batch removal of TN and TP from wastewaters. 100% removal of both TN and TP was observed at the end of the 9th week in all the set-ups mainly due to assimilation and the period between 6Ð9 weeks became the optimum period after which complete harvesting is recommended. Plants having an age of 6 weeks are ideal to commence the free-floating wetland and 21 days hydraulic retention time (HRT) is recommended for optimum removal of TN and TP. Assimilation and denitrification were the key mechanisms of TN removal while assimilation and sorption became the prominent mechanisms in the removal of TP from wastewaters.

A graphite-based RRAM device with a self-rectifying characteristic named “non-linearity (NL)” is developed for a high-density crossbar array for in-memory computing with low power and high scalability. Meanwhile, the reprogrammable functions are presented in self-selected RRAM as a promising candidate for one-time programmable (OTP) in the emerging memory-embedded applications such as security, system-on-chip (SoC), and Internet of Things (IoT).

In this paper, emerging memory devices are investigated for a promising synaptic device of neuromorphic computing. Because the neuromorphic computing hardware requires high memory density, fast speed, and low power as well as a unique characteristic that simulates the function of learning by imitating the process of the human brain, memristor devices are considered as a promising candidate because of their desirable characteristic. Among them, Phase-change RAM (PRAM) Resistive RAM (ReRAM), Magnetic RAM (MRAM), and Atomic Switch Network (ASN) are selected to review. Even if the memristor devices show such characteristics, the inherent error by their physical properties needs to be resolved. This paper suggests adopting an approximate computing approach to deal with the error without degrading the advantages of emerging memory devices.

BN membrane with high density of through cylindrical pores is fabricated by combination of ALD and PDC routes. With good quality h-BN walls obtained at 1000 °C, the obtained membrane is a promising candidate for osmotic energy conversion and water filtration applications.
