Abstract The work is devoted to the study of the optical and electrical characteristics of a completed partial discharge burning in the presence of an electrolyte (1.5% NaCl solution). The possibility of using optical sensors that are part of smartphones such as Xiaomi for research is shown. The dependence of the radiation intensity of the completed partial discharge on the value of the ballast resistance in the discharge circuit and the material of the grounded electrode (anode) is studied. The dependence of the breakdown voltage on the size of the discharge gap is also studied. It is shown that it has a nonlinear character at a significantly lower (up to 20 times) breakdown voltage in comparison with the case of the absence of an electrolyte.

Based on the self-sustaining condition of the discharge, a theoretical analysis was carried out in order to identify the minimum possible breakdown voltage. It is shown that a weak nonuniformity of the electric field in the discharge gap leads to an increase in the static breakdown voltage in comparison with the Paschen’s law. A strong nonuniformity of the field in diodes of coaxial and spherical geometry also cannot provide a decrease in the minimum breakdown voltage in comparison with the case of a plane-parallel gap. It is proved that of all symmetric geometries of a gas-filled diode, the planar geometry has the lowest breakdown voltage.

4H-SiC JBS diode with breakdown voltage higher than 4.5 kV, has been successfully fabricated on 4H-SiC wafers with epitaxial layer. In this paper we report the design, the fabrication, and the electrical characteristics of 4H-SiC JBS diode. Numerical simulations have been performed to select the doping level and thickness of the drift layer and the effectiveness of the edge termination technique. The epilayer properties of the N-type are 55 μm with a doping of 9×1014cm−3. The diodes were fabricated with a floating guard rings edge termination. The on-state voltage was 4V at JF=80 A/cm2

In this study, we propose a super junction insulated-gate bipolar transistor (SJBT) with separated n-buffer layers to solve a relatively long time for carrier annihilation during turn-off. This proposition improves the turn-off characteristic while maintaining similar on-state characteristics and breakdown voltage. The electrical characteristics of the devices were simulated by using the Synopsys Sentaurus technology computer-aided design (TCAD) simulation tool, and we compared the conventional SJBT with SJBT with separated n-buffer layers. The simulation tool result shows that turn-off loss (Eoff) drops by about 7% when on-state voltage (Von) and breakdown voltage (BV) are similar. Von increases by about 0.5% and BV decreases by only about 0.8%.

Oil insulation is one of the insulation medium types commonly used in high voltage apparatus. This insulation is to separate between the conductive part and non-conductive part. However, oil insulation can experience decreasing of dielectric strength. It may be caused by the presence of solid particles. Therefore, the testing was conducted to obtain the effect of solid particles to characteristics of partial discharge and breakdown voltage of oil insulation. The results generally proved that the existence of solid particles can reduce the breakdown voltage value of oil insulation. In addition, the solid particles led to two types of corona on oil insulation, namely positive and negative corona.

Abstract The greenhouse effect of SF6 increasingly limits its application in various gas insulated equipment. C6F12O combines the advantages of insulation resistance, safety and environmental protection. When mixed with buffer gas, C6F12O is considered to have potential application prospects in medium and low voltage equipment. In this paper, about the partial discharge characteristics of the mixed gas, an experimental study was carried out. The partial discharge initiation voltage and discharge extinction voltage of mixed gas under power frequency voltage are measured and compared with the breakdown voltage. The results show that with the increase of mixing ratio, the partial discharge initiation voltage and extinction voltage of mixed gas gradually increase, and the effect of gas pressure on high mixing ratio is obvious. The difference between the partial discharge inception voltage and the breakdown voltage is larger than that of pure N2. The research in this paper can provide an important reference for the application, operation and protection of C6F12O mixed gas in medium and low voltage equipment.

This study addresses the effect of nanoparticles’ conductivity and surface charge on the dielectric performance of insulating nanofluids. Dispersions of alumina and silicon carbide nanoparticles of similar size (~50 nm) and concentration (0.004% w/w) were prepared in natural ester oil. The stability of the dispersions was explored by dynamic light scattering. AC, positive and negative lightning impulse breakdown voltage, as well as partial discharge inception voltage of the nanofluid samples were measured and compared with the respective properties of the base oil. The obtained results indicate that the addition of SiC nanoparticles can lead to an increase in AC breakdown voltage and also enhance the resistance of the liquid to the appearance of partial discharge. On the other hand, the induction of positive charge from the Al2O3 nanoparticles could be the main factor leading to an improved positive Lightning Impulse Breakdown Voltage and worse performance at negative polarity.

This paper aims to provide detailed experimental results of 4H-SiC vertical and lateral MOSFETs fabricated on the same 6-inch substrate using a single process flow. The cell optimization and fabrication scheme of both vertical and lateral MOSFETs are described in this paper. The measured electrical characteristics from both structures such as on-resistance, transconductance, threshold voltage, breakdown voltage, and capacitances are discussed. Resistance distribution and figure-of-merits of [Ron×Ciss], [Ron×Coss], and [Ron×Crss] for vertical and lateral MOSFETs are compared to further improve the characteristic of the lateral MOSFET.
