ABSTRACTHeterojunctions composed of wurtzite-structure (piezoelectric) ZnO and perovskite-structure (ferroelectric) BaTiO3 are very interesting because of the coupling effects between the non-switchable ionic charge of wurtzite-structure and electrically switchable lattice charge of pervoskite structure at their common interface. In this paper we report the variations in the overall electrical properties of the ZnO-BaTiO3 heterostructure as a function of different physical attributes by using our previously reported physical model approach. This numerical model analysis helps us to prepare the samples by using pulsed laser deposition with specific electrical properties. This study is also useful for the future device applications.

Viburnum is a genus of colorful and ornamental plants popular in landscape design on account of their high esthetic appeal. The physical properties of viburnum seeds have not been investigated in the literature to date. Therefore, the aim of this study was to characterize the seeds of selected Viburnum species and to search for potential relationships between their physical attributes for the needs of seed sorting operations. The basic physical parameters of the seeds of six Viburnum species were measured, and the relationships between these attributes were determined in correlation and regression analyses. The average values of the evaluated parameters were determined in the following range: terminal velocity—from 5.6 to 7.9 m s−1, thickness—from 1.39 to 1.87 mm, width—from 3.59 to 6.33 mm, length—from 5.58 to 7.44 mm, angle of external friction—from 36.7 to 43.8°, mass—from 16.7 to 35.0 mg. The seeds of V. dasyanthum, V. lentago and V. sargentii should be sorted in air separators, and the seeds of V. lantana and V. opulus should be processed with the use of mesh screens with round apertures to obtain uniform size fractions. The seeds of V. rhytodophyllum cannot be effectively sorted into batches with uniform seed mass, but they can be separated into groups with similar dimensions.

A sublimation epitaxial method, referred to as the Closed Space Technique (CST) was adopted to produce thick SiC epitaxial layers for power device applications. In this study, we aimed to systematically investigate surface morphologies and electrical properties of SiC epitaxial layers grown with varying a SiC/Al ratio in a SiC source powder during the sublimation growth using the CST method. It was confirmed that the acceptor concentration of epitaxial layer was continuously decreased with increasing the SiC/Al ratio. The blue light emission was successfully observed on a PN diode structure fabricated with the p-type SiC epitaxial layer. Furthermore, 4H-SiC MESFETs having a micron-gate length were fabricated using a lithography process and their current-voltage performances were characterized.

ABSTRACTComposition. dependence of electrical conductivity of ionic-electronic composite was camined using yttria(8mol%) stabilized zirconia-NiO composites. The contributions of ectronic and ionic charge carriers to the electrical conductivity were determined by Hebb-Vagner polarization technique and electromotive force measurement of galvanic cell. Up to 6 sol% NiO addition, the conductivity decreased since the electronic NiO acted as an insulator in onic matrix. However the ionic transport was dominant until NiO content reaches 26 vol%. Mixed conduction was observed between 26 and 68 vol% of NiO. The effects of composition on he electrical properties were explained by the microstructure and thus by the distribution of two hases.

ABSTRACTA new varistor based on TiO2 ceramic was developed. TiO2 ceramics with the dopant ranges of 0 < Nb < 2% and 0 < Ba < 2% were prepared and their electrical properties were measured. In these dopant ranges, several compositions were discovered to have useful varistor properties with a voltagecurrent nonlinearity index of α > 3. It was found that Ba dopant which segregates at grain boundaries and an oxidizing atmosphere during cooling are necessary to produce varistor properties in (Nb,Ba)-doped TiO2. Nb was introduced to decrease the TiO2 lattice resistivity to a range useful for device applications. Resistivity data were measured as functions of dopant composition and sintering atmospheres. Data were analyzed in terms of the defect structure in TiO2.
