Research subject. Terrigenous rocks of the Sargaevo stage of sedimentation in various structural-facies settings within the Tsilma area (Middle Timan). Material and methods. The composition, structural features of rocks, and the species diversity of spores of higher plants were studied in the most complete natural outcrops proposed as a stratotype of the Paladinskaya Formation – a new straton of the Sargaevo age in the Middle Timan. Over a large area of the region, the deposits contain very few remains of fossil fauna, often indifferent. As a result, palynostratigraphy was selected as the main biostratigraphic method. Results. In the Middle Timan, a new straton, the Paladinskaya Formation, is described, which characterizes the Sargaevo stage of sedimentation in various structural-facies settings within the Tsil’ma area. The new straton has clear lithological and detailed palynological characteristics; a description of the limitotypes was performed.At present, the Paladinskaya Formation is the most complete sequence of Early Frasnian sedimentation in the European North-East of Russia, where it was possible to record regional responses to the global Frasnes event and to determine the position of the controversial level of the boundary between the Middle and Upper Devonian. Conclusions. The name “Ust’e Yarega” Formation in the Middle Timan cannot be considered valid, since it is a homonym of the sediments of the same age in the South Timan. The section is represented mainly by continental, rather than marine, deposits. A new name for the identifed formation is proposed – “Paladinskaya” with a description of the stratum section and limitotype.The Paladinskaya Formation is characterized by subcomplexes of spores (А and Б) of the regional miospore zone Cristatisporites pseudodeliquescens, which made it possible to correlate the marine and continental deposits of the Early Frasnian on the territory of the entire Timan-Pechora region and establish its exact position in the stratigraphic scheme of the Devonian.

The results of floristic classification of technogenic vegetation (alliance Chamerio angustifolii–Matricarion hookeri A. Ishbirdin et al. 1996, order Chamerio–Betuletalia nanae Khusainov et al. in Sumina 2012, class Matricario–Poetea arcticae A. Ishbirdin in Sumina 2012) conducted by the Braun-Blanquet method (Braun-Blanquet, 1964; Mirkin, Naumova, 1998) are given. 98 geobotanical relevés, made in 1981–2013 on areas of oil fields and suburbs of the Usinsk city (Komi Republic) (56–60о N, 67–66о E), were involved into analysis (Fig. 1). The ecological parameters like moisture (F) and mineral nitrogen soil enrichment (N) were assessed using the Ellenberg ecological scales (Ellenberg, 1974).

ABSTRACTIn practical use of the SiC power MOSFETs, further reduction of the channel resistance, high stability under harsh environments, and also, high product yield of large area devices are indispensable. Pn diodes with large chip area have been already reported with high fabrication yield, however, there is few reports in terms of the power MOSFETs. To clarify the difference between the simple pn diodes and power MOSFETs, we have fabricated four pn-type junction TEGs having the different structural features. Those pn junctions are close to the similar structure of DIMOS (Double-implanted MOS) step-by-step from the simple pn diodes. We have surveyed the V-I characteristics dependence on each structural features over the 2inch wafer. Before their fabrication, we formed grid patterns with numbering over the 2inch wafer, then performed the synchrotron x-ray topography observation. This enables the direct comparison the electrical and spectrographic characteristics of each pn junctions with the fingerprints of defects.Four structural features from TypeA to TypeD are as follows. TypeA is the most simple structure as same as the standard pn diodes formed by Al+ ion implantation (I/I), except that the Al+ I/I condition conforms to that of the p-well I/I in the DIMOS. The JTE structure was used for the edge termination on all junctions. While the TypeA consists of one p-type region, TypeB and TypeC consists of a lot of p-wells. The difference of Type B and C is a difference of the oxide between the adjacent p-wells. The oxide of TypeB consists of the thick field oxide, while that of TypeC consists of the thermal oxide corresponding to the gate oxide in the DIMOS. In the TypeD structure, n+ region corresponding to the source in the DIMOS was added by the P+ I/I. The TypeD is the same structure of the DIMOS, except that the gate and source contacts are shorted. The V-I measurements of the pn junctions are performed using the KEITHLEY 237 voltage source meters with semi-auto probe machine. An active area of the fabricated pn junctions TEGs are 150um2 and 1mm2. Concentration and thickness of the drift layer are 1e16cm−3 and 10um, respectively.In order to compare the V-I characteristics of fabricated pn junctions with their defects information that obtained from x-ray topography measurements directly, the grid patterns are formed before the fabrication. The grid patterns were formed over the 2inch wafer by the SiC etching. The synchrotron x-ray topography measurements are carried out at the Beam-Line 15C in Photon-Factory in High-Energy-Accelerator-Research-Organization. Three diffraction conditions, g=11-28, -1-128, and 1-108, are chosen in grazing-incidence geometry (improved Berg-Barrett method).In the presentation, the V-I characteristics mapping on the 2inch wafer for each pn junctions, and the comparison of V-I characteristics with x-ray topography will be reported.

The results of a long-term studu of the flora of technologenichabitats of the taiga zone of the Komi Republic are summarized. An annotated list of vascular plants is presented, including 406 species from 222 genera and 52 families. For each of them, it is indicated that they belong to a life from, an element of the flora and type of area, an ecologicsl group, zonal and ecotopic affinity. Data on the taxonomic composition of vascular plants, the biomorphrological, geographical, and ecological structures of synanthropic flora, the diversity of synanthropic plant communities, and the stages of vegetation restoration in disturbed areas are presented.

Formerly there were several surface brine springs in the North-East Coalfield; to-day there are none. From the many accounts of their occurrence nothing has been learned of their exact position, and very little of the composition of their waters. The earliest record, made in 1684, described the Butterby spring (Todd, 1684), and then at various times during the next two centuries brine springs at Framwellgate, Lumley, Birtley, Walker, Wallsend, Hebburn, and Jarrow were noted. In particular the Birtley salt spring is often mentioned, and on the 6-in. Ordnance map, Durham No. 13, 1862 edition, it is sited to the south-east of the village. Although no record has been found there must have been either a brine spring or well at Gateshead, for the name of the present-day suburb, Saltwell, is very old, and brine springs are still active in the coal workings of that area.

Like many of the zone A Bantu languages of western equatorial Africa, Basaa, which is spoken over a large area to the north-east and east of Douala, Cameroon, shows an inventory of seven surface vowels (Guthrie 1953). The Basaa forms cited in this article, all of which are found in the comprehensive Dictionnaire Basaa-Français (Lemb & de Gastines 1973), are transcribed using the vowel symbols in (1):These vowel symbols differ from those used by Guthrie only in that the hooks are eliminated from underneath his [i] and [u] and the dots are eliminated from underneath his [???] and [???]. I assume for these vowels the characteristics indicated in (1), where non-parenthesised feature specifications are a property of surface phonological representation and parenthesised feature specifications are default phonetic values. Following Hyman's (1988) analysis of Esimbi, another Cameroonian language containing these vowels in its inventory, I take [E] and [ɔ] to be low.The verb roots in (2) contain instances of each of the seven surface vowels of Basaa:Though bare verb roots may surface unsuffixed, suffixal extensions may also be added to give applied, passive, habitual, direct causative, indirect causative, simultaneous, associative, possessive, reversive, reflexive, stative and nominalised forms. Of interest to us is the vowel raising induced within the verb root when certain of these suffixal extensions are added. In (3) we see the CVC verb forms of (2) along with their corresponding applied and indirect causative forms:Other suffixal extensions that induce raising are the passive, direct causative, simultaneous, reversive and stative extensions. For example, these other suffixal extensions attach to /ten/, one of the verb roots in (3), to give [tina], [tinis], [tinha], [tinil] and [tiní], respectively.

The specificities of temperature regime of automorphic clayey soils forming under the suffruticous and shrub vegetation within the zone of tundra and forest tundra in the European North-East were studied. As the objects of investigation we chose the organic cryometamorphic soils and cryometamorphic gleezems; in the both soil types the CRM cryometamorphic horizon is developed. The soils are formed in conditions of long-termed seasonal freezing at the absence (deep occurrence) of the permafrost rocks. The dynamics near the zero temperatures (zero curtains) is characterized. The hypothesis, concerning the role of zero curtains in the sustaining of the specific angular-grainy structure within the mass of cryometamorphic horizons is formulated. The mass of cryometamorphic horizons and the depth of present-day zero curtains, which observed at the long-term seasonal soil freezing, correlate to each other. The impact of suffruticous and shrub vegetation on the specificities of winter and summer soil temperature regime is determined. We discovered that the main differences between the soils developing under suffruticous and shrub vegetation tundras are stipulated by the different intensity of the snow accumulation within these areas. The soils that are developed under the shrub vegetation are warmer than soils developed under the suffruticous tundra, where permafrost may occur at the depth of 2-3 cm. In general, seasonaly freezing tundra soils are located in the middle of the range of the automorphic clay loamy soils in the tundra-taiga ecotone of European North-East of Russia, and occupy the niche between permafrost tundra and non-permafrost north taiga soils.

The study covered 10 small rivers in the North-Eastern part of the Samara Volga region. The author studied the vegetation cover, which is understood as a set of phytocoenoses and their constituent plant species. On the territory of Pokhvistnevsky District, there are two groups of river valleys that are heterogeneous in geobotanical terms. The first group includes the rivers with forested valleys (Kutlugush, Murakla, Karmalka). Their slopes are more or less symmetrical and steep. The vegetation cover of an undeveloped floodplain is usually uniform, and there is usually no belt. The valleys of the second group are treeless; their slopes are sharply asymmetrical (Amanak, Tergala, Talkish). The right-bank tributary of the Maly Kinel River the Lozovka River with its length of 20 km and the left tributary Kuvayka River with its length of 16 km were studied on the territory of Kinel-Cherkassky District. The Padovka and Zaprudka rivers and the right tributaries of the Bolshoi Kinel River (Kinelsky District) were also studied. The most common associations are (Salix fragilis heteroherbosa, Scirpus sylvaticus purum, Agrostis stolonifera Amoria repens, Elytrigia repens + Poa angustifolia heteroherbosa). In total, 19 types of phytocoenoses were noted, 4 of them are found in half of the studied rivers. In the plant communities of small river valleys there are 232 species of higher wild plants, which belong to 139 genera from 48 families. This is 60% of the total number of higher plants registered in the flora of small river valleys of the Samara Region. Rare protected plant species are registered here: Adonis volgensis Steven ex DC., Cacalia hastata L., Delphinium cuneatum Stev. ex DC., Globularia punctata Lapeyr.

For the first time there is reconstructed the history of creation of the Memorial Flat of the Doctor of Geological and Mineralogical Sciences, Professor Andrey Yakovlevich Krems, Hero of Socialist Labor, Laureate of two State Prizes of USSR (Ukhta town, Komi Republic). There is presented the characteristic of his private library, which reflected his professional interests and which he collected for several decades. A.Y. Krems developed and implemented mine oil extraction method, discovered several oil and gas fields of global impact and contributed to the industrial development of the European North-East.
