Single-crystalline silicon nanomembrane thin-film transistors with anodized aluminum oxide as gate dielectric on rigid and flexible substrates

Abstract Flexible integrated circuits (ICs) have gained a lot of attentions in recent years for their emerging application in wearable electronics. Flexible thin-film transistors (TFTs) with low-cost and high-performance are highly desirable as essential and fundamental element for most of the flexible applications. In this paper, we fabricated single-crystalline silicon nanomembrane (SiNM) based TFTs with anodized aluminum oxide (AAO) as dielectric material on glass and flexible plastic substrates. Good quality AAO was obtained on plastic substrates at room temperature. AFM was used for surface morphology of AAO gate dielectric layers on different substrates (i.e. glass, polyethylene terephthalate (PET) and SU-8 coated PET). The electrical characteristics of the AAO gate dielectric layers on different substrates were also analyzed with metal- dielectric-metal (MIM) capacitors. SiNMs were processed with complementary metal oxide semiconductor (CMOS) compatible semiconductor process (e.g. photolithography, ion implantation, thermal annealing, reactive ion etching, metal evaporation, etc.), and then transferred to the substrates with AAO/aluminum stack layers. Performances of transistors on glass and plastic substrates were characterized. Compared with the TFT fabricated on glass substrate, TFT fabricated directly on a PET substrate have lower performance due to poor surface roughness. For optimization of the surface roughness, PET was modified with coating SU-8 photoresist. By this way, TFT had properties close to that on glass substrate. AAO that can be manufactured at room temperature provides a simple and low-cost solution for high-performance flexible single-crystalline SiNM TFTs.

Materials and processing of transparent electrodes (TEs) are key factors to creating high-performance translucent perovskite solar cells. To date, sputtered indium tin oxide (ITO) has been a general option for a rear TE of translucent solar cells. However, it requires a rather high cost due to vacuum process and also typically causes plasma damage to the underlying layer. Therefore, we introduced TE based on ITO nanoparticles (ITO-NPs) by solution processing in ambient air without any heat treatment. As it reveals insufficient conductivity, Ag nanowires (Ag-NWs) are additionally coated. The ITO-NPs/Ag-NW (0D/1D) bilayer TE exhibits a better figure of merit than sputtered ITO. After constructing CsPbBr3 perovskite solar cells, the device with 0D/1D TE offers similar average visible transmission with the cells with sputtered ITO. More interestingly, the power conversion efficiency of 0D/1D TE device was 5.64%, which outperforms the cell (4.14%) made with sputtered-ITO. These impressive findings could open up a new pathway for the development of low-cost, translucent solar cells with quick processing under ambient air at room temperature.

Antireflection coating (ARC) prepared by a wet process is beneficial for low cost fabrication of photovoltaic cells. In this study, we investigated optical properties and morphologies of spin-coated TiO2ARCs on alkaline textured single-crystalline silicon wafers. Reflectance spectra of the spin-coated ARCs on alkaline textured silicon wafers exhibit no interferences and low reflectance values in the entire visible range. We modeled the structures of the spin-coated films for ray tracing numerical calculation and compared numerically calculated reflectance spectra with the experimental results. This is the first report to clarify the novel optical properties experimentally and theoretically. Optical properties of the spin-coated ARCs without interference are due to the fractional nonuniformity of the thickness of the spin-coated ARCs that cancels out the interference of the incident light.
