In this work, atomically clean and structurally ordered surface of CdTe epitaxial layer after storage in air by treatment in isopropyl alcohol saturated with vapors of hydrochloric acid, and further temperature heating in an ultrahigh vacuum, was obtained. CdTe surface chemical treatment results in the removal of native oxides and surface enrichment with elemental tellurium. Heating in vacuum leads to the tellurium desorption and the appearance of a Te-stabilized CdTe surface. During heating in vacuum, two stages of surface state change are observed (~125°С and ≤250°С). At Т>250°С, elemental tellurium is desorbed and a Te-stabilized structure (1x1) CdTe(013) is formed.

The electronic structure of CdMeTe nanostructures was studied by a variety of techniques of secondary and photoelectron spectroscopy. Particularly, for the first time it has been shown that in the conductivity band of the CdZnTe films there are maximums peaks of free electronic states with energies 3.5 and 4.4 eV relative Ev.

AbstractThe effect of the continuous radiation of a CO_2 laser on a cleaved (110) CdTe surface is investigated. It is shown based on an analysis of the morphology of the irradiating and irradiated surface that the formation of observed defects is caused by the evaporation of CdTe in the dislocation region.

The large area CdTe thin film samples were used for chloride annealing. The CuCl2/NH4Cl solution was attached on the CdTe surface. After annealing treatment, the CdTe solar cells were prepared. The structure of the thin films and the properties of the CdTe solar cells were tested for studying the effect of the ratio of Cu/Cl, solution concentration and the annealing temperature. At last the performance of CuCl2/NH4Cl annealing cells, ZnTe back contact cells and C:Te,Cu back contact cells were compared. Without back contact layers the efficiency of the CdTe solar cells reached 11.13% with chloride annealing.
