ABSTRACTAdvanced high frequency devices using GaN-based semiconductor require the technology to form high resistivity regions with high thermal stability to electrically isolate the active elements from surroundings, as well as from the underlying substrate. The present paper describes the preparation of thermally stable, high resistivity GaN layers by ion implantation. It was confirmed that C or Zn implantation yielded high resistivity layers. In particular, Zn implantation yielded the layers with resistivity on the order of 1010 cm, which could be sustained at temperatures as high as 1000.

In this work, the research results of the synthesis and properties of the polyols with the oxamidoester group, obtained in the reaction of N-substituted morpholine-2,3-dione derivatives with excess of alkylene carbonates have been presented. Using these derivatives as polyol components, rigid foamed polyurethane materials of high thermal stability and mechanical strength have been obtained. New polyurethane foams obtained using hydroxypropyl morpholine-2,3-dione derivatives can be used as heat-insulating materials of operating temperature as high as 150°C.

Four imidazole type chromophores bearing diamino groups were designed and synthesized with a facile method. All the chromophores possess efficient second-order nonlinearities based on MOPAC/AM1 calculation, high thermal stability and good transparency for the application in NLO materials. Chromophore 1d, an X-type dual charge transfer system, shows well-balanced nonlinearity/transparency properties.

3-Furylfulgides are photochromic compounds showing high thermal stability in their closed forms. However, their photochromic properties in the solid state should be improved further to fabricate molecular devices. Understanding how the size and the flexibility of the non-aromatic alkylidene moiety alter the crystalline state photochromic properties is also important here, as the alkylidene group is directly involved in the photochromic ring closing and opening reactions. The synthesis of four 3-furylfulgides composed of different alkylidene groups (rigid isopropyl, flexible 2-butyl, rigid cyclopentyl and flexible cyclohexyl), their crystal structures and structure–photochromic property correlation in the crystalline state are reported here. Crystallographic data along with reaction cavity volumes calculated using the programCAVITY[Ohashiet al.(1981),J. Am. Chem. Soc.103, 5805–5812] disclosed that fulgides with flexible groups at the ring closing site have more free volume around the reactive area in the crystal lattice, which can provide more space for the atomic movements in the reaction and flexibility can reduce the strain built up in the closedC-isomers by making conformations. According to UV–vis spectroscopic data, a higher yield ofC-isomers and a better fatigue resistance were obtained for the 3-furylfulgide with the largest and flexible cyclohexyl group showing greater photochromic properties in the crystalline state than the fulgide containing the smallest and rigid isopropyl group.

We have investigated the polymerization of polypropargylic butanedioldimeth-acrylate derivatives using electron and x-ray irradiation. The results obtained with the pure resin and carbon-fibre-based composites were compared in terms of kinetics, mechanisms and properties with those obtained by thermal polymerization. Data gathered using a panoply of solid state physicochemical techniques have shown that these polymers are good systems for obtaining composites having high thermal stability at temperatures higher than 350°C.
