Multi-scale modeling of 2D GaSe FETs with strained channels

Abstract Electronic devices based on bidimensional materials (2DMs) are the subject of an intense experimental research, that demands a tantamount theoretical activity. The latter must be hold up by a varied set of tools able to rationalize, explain and predict the operation principles of the devices. In the broad context of multi-scale computational nanoelectronics, there is currently a lack of simulation tools connecting atomistic descriptions with semi-classical mesoscopic device-level simulations and able to properly explain the performance of many state-of-the-art devices. To contribute to filling this gap we present a multi-scale approach that combines fine-level material calculations with a semi-classical drift-diffusion transport model. Its use is exemplified to assess 2DM-FET devices with strained channels, showing great potential to capture the changes in the crystal structure and their impact into the device performance. Interestingly, we verify the capability of strain in monolayer GaSe to enhance the conduction of one type of carrier, enabling the possibility to mimic the effect of chemical doping on 2D materials. These results illustrate the great potential of the proposed approach to connect levels of abstraction rarely connected before and thus contribute to the theoretical modeling of state-of-the-art 2DM-based devices.

Self-heating operation, or the use of the resistance-probing signal to warm up and control the temperature of nanowire devices, has been the subject of research for more than a decade. The state-of-the-art shows that this approach is serving to lower the power demand in temperature-activated devices, especially in conductometric gas sensors, but the simplicity of eliminating the heating element comes with the complexity of integrating 1-dimensional nanomaterials in electronic devices. The advantages of the efficient self-heating effect in nanowires have already been probed in a broad range of systems and materials. But when it comes to transfer this operating principle to new systems and materials natural doubts arise: how to do it?, how much savings in power will be achieved? We will address these questions in this review contribution.

We focus this work on multi-scale modeling of the ion-beam-induced amorphization and recrystallization in Si, although our scheme can be applied to other materials. We use molecular dynamics to study the formation mechanisms of amorphous regions. We have observed that along with energetic ballistic collisions that generate Frenkel pairs, low energy interactions can produce damage through the melting and quenching of target regions. By quantifying these results, we have developed an improved binary collision approximation model which gives a damage description similar to molecular dynamics. We have successfully applied our model to ion and cluster implantations. In order to define the energetic of defects in a more computationally efficient Kinetic Monter Carlo code, we have used molecular dynamics results related to the recrystallization behavior of local amorphous regions. The combination of all these simulation tools, molecular dynamics (fundamental studies of damage formation and recrystallization), improved binary collisions (including ballistic and melting-related damage) and Kinetic Monte Carlo (for efficient defect kinetics modeling during the implantation and the subsequent annealing), allows us to model the effect of ion mass, beam current and implant temperature on the amount and morphology of residual defects in Si.

O estudo do Planejamento familiar, no contexto da bioética, abre-se para diversas perspectivas, entre elas a valorização dos seus diferentes atores. Situado neste contexto o artigo tem como objetivo identificar o perfil de gênero na produção científica sobre Planejamento Familiar no Brasil, entre 2000 e 2014, assim como a área de formação e especialização dos autores. Foram utilizadas metodologias que permitiram mapear o estado da arte do tema estudado, a partir de uma revisão da literatura. O resultado da pesquisa identifica que a produção científica sobre Planejamento Familiar no Brasil se compõe de perfil destacadamente feminino (71,76%). Dos 73 artigos analisados, 42 (57,53%) o foco do tema está direcionado à mulher assim como evidencia-se a área de ciências da saúde com maior concentração das publicações do tema.  Este aspecto da pesquisa abre para uma realidade complexa onde se buscam criticamente as razões para a pesquisa em Planejamento Familiar ter ênfase na mulher e ser um tema de relevância nas ciências da saúde.Palavras-chave: Produção científica, Planejamento Familiar, Gênero.  ABSTRACT: The study of Family Planning, in the context of bioethics, opens to diverse perspectives, among them the appreciation of their different agents. A systematic literature review (SLR) from 1991 to 2019 is carried out about EFQM (European Foundation for Quality Management) excellence model in this paper. The aim of the paper is to present state of the art in quantitative research on the EFQM excellence model that will guide future research lines in this field. The articles were searched with the help of six strings and these six strings were executed in three popular databases i.e. Scopus, Web of Science, and Science Direct. Around 584 peer-reviewed articles examined, which are directly linked with the subject of quantitative research on the EFQM excellence model. About 108 papers were chosen finally, then the purpose, data collection, conclusion, contributions, and type of quantitative of the selected papers are discussed and analyzed briefly in this study. Thus, this study identifies the focus areas of the researchers and knowledge gaps in empirical quantitative literature on the EFQM excellence model. This article also presents the lines of future research.
