High-performance p-type thin-film transistors (pTFTs) are crucial for realizing low-power display-on-panel and monolithic three-dimensional integrated circuits. Unfortunately, it is difficult to achieve a high hole mobility of greater than 10 cm2/V·s, even for SnO TFTs with a unique single-hole band and a small hole effective mass. In this paper, we demonstrate a high-performance GeSn pTFT with a high field-effect hole mobility (μFE), of 41.8 cm2/V·s; a sharp turn-on subthreshold slope (SS), of 311 mV/dec, for low-voltage operation; and a large on-current/off-current (ION/IOFF) value, of 8.9 × 106. This remarkably high ION/IOFF is achieved using an ultra-thin nanosheet GeSn, with a thickness of only 7 nm. Although an even higher hole mobility (103.8 cm2/V·s) was obtained with a thicker GeSn channel, the IOFF increased rapidly and the poor ION/IOFF (75) was unsuitable for transistor applications. The high mobility is due to the small hole effective mass of GeSn, which is supported by first-principles electronic structure calculations.

Abstract We study the eigen-energy and eigen-function of a quantum particle acquiring the probability density-dependent effective mass (DDEM) in harmonic oscillators. Instead of discrete eigen-energies, continuous energy spectra are revealed due to the introduction of a nonlinear effective mass. Analytically, we map this problem into an infinite discrete dynamical system and obtain the stationary solutions in the weak density approximation, along with the proof on the monotonicity in the perturbed eigen-energies. Numerical results not only give agreement to the asymptotic solutions stemmed from the expansion of Hermite-Gaussian functions, but also unveil a family of peakon-like solutions without linear counterparts. As nonlinear Schr ¨odinger wave equation has served as an important model equation in various sub-fields in physics, our proposed generalized quantum harmonic oscillator opens an unexplored area for quantum particles with nonlinear effective masses.

We study the Bose polaron problem in a nonequilibrium setting, by considering an impurity embedded in a quantum fluid of light realized by exciton-polaritons in a microcavity, subject to a coherent drive and dissipation on account of pump and cavity losses. We obtain the polaron effective mass, the drag force acting on the impurity, and determine polaron trajectories at a semiclassical level. We find different dynamical regimes, originating from the unique features of the excitation spectrum of driven-dissipative polariton fluids, in particular a non-trivial regime of acceleration against the flow. Our work promotes the study of impurity dynamics as an alternative testbed for probing superfluidity in quantum fluids of light.

Based on the first principle pseudopotential plane wave method, the electronic structure of zinc-blende semiconductor GaN is calculated. Using the relativistic treatment of valence states, the spin orbit splitting energy of valence band top near the center of Brillouin region is calculated. Based on the effective mass approximation theory, the effective mass of electrons near the bottom of the conduction band and the effective mass of light and heavy holes near the Γ point along the directions of [100], [110] and [111] are calculated. These parameters are valuable and important parameters of optoelectronic materials.

Abstract The present work is devoted to studying the dynamical evolution of galaxies in scalar-Gauss-Bonnet gravity and its relationship with the MOND paradigm. This study is useful for giving meaning to the presence of a new gravitational constant. The stability of dark matter is strongly dependent on matter density. We are interested in calculating the maximum rotational velocity of galaxies. We show that rotating galaxies can be described by a new parameter that depends both on the minimum value of scalar fields and on the effective mass of this field. According to observational data, we have shown that this parameter is a constant.
