Modeling of Effect of Underfill Properties on Flip Chip Bumps and Solder Balls of FCBGA Package in Automotive Underhood Applications

Today’s consumer market demands electronics that are smaller, faster and cheaper. To cater to these demands, novel materials, new designs, and new packaging technologies are introduced frequently. Wafer Level Chip Scale Package (WLCSP) is one of the emerging package technologies that have the key advantages of reduced cost and smaller footprint. The portable consumer electronics are frequently dropped; hence the emphasis of reliability is shifting towards study of effects of mechanical shock loading increasingly. Mechanical loading typically induces brittle fractures (also known as intermetallic failures) between the solder bumps and bond pads at the silicon die side. This type of failure mechanism is typically characterized by the board level drop test. WLCSP is a variant of the flip-chip interconnection technique. In WLCSPs, the active side of the die is inverted and connected to the PCB by solder balls. The size of these solder balls is typically large enough (300μm pre-reflow for 0.5mm pitch and 250μm pre-reflow for 0.4mm pitch) to avoid use of underfill that is required for the flip-chip interconnects. Several variations are incorporated in the package design parameters to meet the performance, reliability, and footprint requirements of the package assembly. The design parameters investigated in this effort are solder ball compositions with different Silver (Ag) content, backside lamination with different thickness, WLCSP type –Direct and Re-Distribution Layer (RDL), bond pad thickness, and sputtered versus electroplated Under Bump Metallurgy (UBM) deposition methods for 8×8, 9×9, and 10×10 array sizes. The test vehicles built using these design parameters were drop tested using JEDEC recommended test boards and conditions as per JESD22-B11. Cross sectional analysis was used to identify, confirm, and classify the intermetallic, and bulk solder failures. The objective of this research was to quantify the effects and interactions of WLCSP design parameters through drop test. The drop test data was collected and treated as a right censored data. Further, it was analyzed by fitting empirical distributions using the grouped and un-grouped data approach. Data analysis showed that design parameters had a significant effect on the drop performance and played a vital role in influencing the package reliability.

Presented here are the design, fabrication, and measurement results of a low temperature cofired ceramic (LTCC) chip-to-interposer transition utilizing a flip-chip ball grid array (BGA) interconnect that provides excellent electrical performance up to and including 80 GHz. A test board fabricated in LTCC is used as the interposer substrate and another smaller LTCC part is used as a surrogate chip for demonstration purposes. The BGA chip-to-interposer transition is designed as a back-to-back pair of transitions with an assembly consisting of an LTCC interposer, an LTCC test chip, and a BGA interconnect constructed with 260 μm diameter polymer core solder balls. The LTCC material employed is DuPont™ GreenTape™ 9K7. Full-wave simulation results predict excellent electrical performance from 10 MHz to 80 GHz, with the chip-to-interposer BGA transition having less than 0.5 dB insertion loss at 60 GHz and less than 1 dB insertion loss up to 80 GHz. In an assembled package (back-to-back BGA transitions), the insertion loss was measured to be 1 dB per transition at 60 GHz and less than 2 dB per transition for all frequencies up to 80 GHz.

The risk of damage caused by reballing SnPb eutectic solder balls onto a commercial off-the-shelf (COTS) active flip chip with a ball grid array (BGA) of SAC305 was studied. The effects of reballing performed by five different reballers were examined and compared. The active flip chip device selected included manufacturer specified resistance between eight (8) differential port pairs. The path resistance between these pins following reballing, as compared to an unreballed device, was used to assess damage accumulation in the package. 2-dimensional x-ray microscopy, acoustic microscopy, and x-ray computer tomography were also used to characterize the effects of reballing. These studies indicated that no measureable damage was incurred by the reballing process, implying that reballed devices should function as well as non-reballed devices in the same application.

In recent years, products such as smart phones, tablets, and wearable devices, are becoming miniaturized and high performance. 3D-type semiconductor structures are advancing as the demand for high-density assembly increases. We studied a fabrication process using a SoC die and a memory die for 3D-SiP (System in Package) with TSV technology. Our fabrication is comprised of two processes. One is called MEOL (Middle End of Line) for exposing and completing the TSV's in the SoC die, and the other is assembling the SoC and memory dice in a 3D stack. The TSV completion in MEOL was achieved by SoC wafer back-side processing. Because its final thickness will be a thin 50μm (typical), the SoC wafer (300 mm diameter) is temporarily attached face-down onto a carrier-wafer. Careful back-side grinding reveals the “blind vias” and fully opens them into TSV's. A passivation layer is then grown on the back of the wafer. With planarization techniques, the via metal is accessed and TSV pads are built by electro-less plating without photolithography. After the carrier-wafer is de-bonded, the thin wafer is sawed into dice. For assembling the 3D die stack, flip-chip technology by thermo-compression bonding was the method chosen. First, the SoC die with copper pillar bumps is assembled to the conventional organic substrate. Next the micro-bumps on the memory die are bonded to the TSV pads of the SoC die. Finally, the finished assembly is encapsulated and solder balls (BGA) are attached. The 3D-SiP has passed both package-level reliability and board-level reliability testing. These results show we achieved fabricating a 3D-SiP with high interconnect reliability.

Silicon interposer is emerging as a vehicle for integrating dies with sub 50um bump pitch in 2.5D/3D configuration. Benefits of 2.5D/3D integration are well explained in the literature, however, cost and reliability is a major concern especially with the increase in interposer size. Among the challenges, reliability issues such as warpage, cracks and thermal-stresses must be managed, in addition, multi-layer build-up flip chip substrate cost and its impact on the overall yield must be considered. Because of these challenges, 2.5D/3D silicon interposer has developed a reputation as a costly process. To overcome the reliability challenges and cost associated with typical thin interposer manufacturing and assembly, a rigid silicon interposer type structure is disclosed. In this study, interposer with thickness of greater than 300um is referred to as rigid interposer. Rigid silicon interposer is directly assembled on PCB without the need for intermediary substrate. This eliminates the need for an intermediary substrate, thin wafer handling, wafer bonding/debonding procedures and Through Silicon Via (TSV) reveal processes, thus, substantially reducing the cost of 2.5D/3D integrated products while improving reliability. A 10X10mm2 rigid silicon interposer test vehicle with 310um thickness was designed and fabricated. BGA side of the interposer with 1mm ball pitch was bumped with eutectic solder balls through a reflow process. Interposer was then assembled on a 50X50mm2 FR-4 PCB. We present design and direct assembly of the rigid silicon interposer on PCB followed by temperature cycle results using CSAM images at 250, 500, 750 and 1000 cycles. It is shown that all samples successfully passed the temperature cycle stress test.

Effect of Ni coating over the Cu core of Cu-cored Sn-5mass%Ag balls was investigated on the microstructures of flip chip joints with Ni/Au plated Cu pads after reflow soldering and the subsequent heat exposure at 423 K. For joints using Cu-cored Sn-5Ag balls with Ni coating over the Cu core, a Ni-Sn reaction layer forms at the Cu core/Sn-5Ag interface. A similar Ni-Sn reaction layer forms at the interface between the Sn-5Ag solder and the Ni/Au plated Cu pad. Although the Ni-Sn reaction layers grow with increasing the thermal exposure time, the growth rate is slower than that of a Cu-Sn reaction layer formed at the Cu core/Sn-5Ag interface in the joint with the Cu-cored Sn-5Ag ball without Ni coating over the Cu core.

Existing Package-on-Package (PoP) solutions are rapidly approaching the logic memory bandwidth capacity in the multi-core mobile processor packages. Package on Package stack using the conventional solder balls has a serious pitch limitation below 400um. The through mold via interconnects may reduce the pitch to 300um; however, this technology is believed to reach a limitation below 300 um. Other approaches including the use of PCB interposers between the Logic and the memory face similar challenges; however, they are cumbersome in the assembly process and expensive. Although Through Silicon Via stacking is expected to achieve the ultimate high bandwidth required to support multi-core mobile processors, the technology must overcome the challenges in process, infrastructure, supply chain and cost. Bond Via Array (BVA) technology addresses all of these issues while enabling high bandwidth PoP stacking of more than 1000 high aspect ratio interconnects at less than 200um within the standard package footprint. BVA is a cost effective, ultra-fine pitch, high density PoP stacking solution that will assist in driving high logic-memory bandwidth applications with standard assembly equipment and processes. This is achieved by encapsulating the logic package after forming free-standing wire bonds along the periphery of its flip chip substrate. The wire protrusions formed above the mold cap at the top of the package are then connected to the BGA at the bottom of the memory package during a standard reflow operation. In this work, the initial evaluation test vehicle with 432 PoP interconnects at 240um pitch within a standard 14 x 14mm package foot print is demonstrated. The important technological challenges we overcame to fabricate the first prototypes will be discussed. The reliability performance describing the temperature cycling, high temperature storage, autoclave and drop testing will be discussed. Finite element analysis modeling used to optimize the package structure will be presented.
