This work presents a step-by-step procedure to estimate the lifetime of discrete SiC power MOSFETs equipping three-phase inverters of electric drives. The stress of each power device when it is subjected to thermal jumps from a few degrees up to about 80 °C was analyzed, starting from the computation of the average power losses and the commitment of the electric drive. A customizable mission profile was considered where, by accounting the working conditions of the drive, the corresponding average power losses and junction temperatures of the SiC MOSFETs composing the inverter can be computed. The tool exploits the Coffin–Manson theory, rainflow counting, and Miner’s rule for the lifetime estimation of the semiconductor power devices. Different operating scenarios were investigated, underlying their impact on the lifetime of SiC MOSFETs devices. The lifetime estimation procedure was realized with the main goal of keeping limited computational efforts, while providing an effective evaluation of the thermal effects. The method enables us to set up any generic mission profile from the electric drive model. This gives us the possibility to compare several operating scenario of the drive and predict the worse operating conditions for power devices. Finally, although the lifetime estimation tool was applied to SiC power MOSFET devices for a general-purpose application, it can be extended to any type of power switch technology.

In this paper, we review the state of the art of SiC switches and the technical issues which remain. Specifically, we will review the progress and remaining challenges associated with SiC power MOSFETs and BJTs. The most difficult issue when fabricating MOSFETs has been an excessive variation in threshold voltage from batch to batch. This difficulty arises due to the fact that the threshold voltage is determined by the difference between two large numbers, namely, a large fixed oxide charge and a large negative charge in the interface traps. There may also be some significant charge captured in the bulk traps in SiC and SiO2. The effect of recombination-induced stacking faults (SFs) on majority carrier mobility has been confirmed with 10 kV Merged PN Schottky (MPS) diodes and MOSFETs. The same SFs have been found to be responsible for degradation of BJTs.

The market demand for vehicles with reduced energy consumption, as well as increasingly stringent standards limiting CO2 emissions, are the focus of a large number of research works undertaken in the analysis of the energy consumption of cars in real operating conditions. Taking into account the growing share of hybrid drive units on the automotive market, the aim of the article is to analyse the total unit energy consumption of a car operating in real road conditions, equipped with an advanced hybrid drive system of the PHEV (plug-in hybrid electric vehicles) type. In this paper, special attention has been paid to the total unit energy consumption of a car resulting from the cooperation of the two independent power units, internal combustion and electric. The results obtained for the individual drive units were presented in the form of a new unit index of the car, which allows us to compare the consumption of energy obtained from fuel with the use of electricity supported from the car’s batteries, during journeys in real road conditions. The presented research results indicate a several-fold increase in the total unit energy consumption of a car powered by an internal combustion engine compared to an electric car. The values of the total unit energy consumption of the car in real road conditions for the internal combustion drive are within the range 1.25–2.95 (J/(kg · m)) in relation to the electric drive 0.27–1.1 (J/(kg · m)) in terms of instantaneous values. In terms of average values, the appropriate values for only the combustion engine are 1.54 (J/(kg · m)) and for the electric drive only are 0.45 (J/(kg · m)) which results in the internal combustion engine values being 3.4 times higher than the electric values. It is the combustion of fuel that causes the greatest increase in energy supplied from the drive unit to the car’s propulsion system in the TTW (tank to wheels) system. At the same time this component is responsible for energy losses and CO2 emissions to the environment. The results were analysed to identify the differences between the actual life cycle energy consumption of the hybrid powertrain and the WLTP (Worldwide Harmonized Light-Duty Test Procedure) homologation cycle.

This study investigates the vibration of and power harvested by typical electromagnetic and piezoelectric vibration energy harvesters when applied to vibrating host systems that rotate at constant speed. The governing equations for these electromechanically coupled devices are derived using Newtonian mechanics and Kirchhoff's voltage law. The natural frequency for these devices is speed-dependent due to the centripetal acceleration from their constant rotation. Resonance diagrams are used to identify excitation frequencies and speeds where these energy harvesters have large amplitude vibration and power harvested. Closed-form solutions are derived for the steady-state response and power harvested. These devices have multifrequency dynamic response due to the combined vibration and rotation of the host system. Multiple resonances are possible. The average power harvested over one oscillation cycle is calculated for a wide range of operating conditions. Electromagnetic devices have a local maximum in average harvested power that occurs near a specific excitation frequency and rotation speed. Piezoelectric devices, depending on their mechanical damping, can have two local maxima of average power harvested. Although these maxima are sensitive to small changes in the excitation frequency, they are much less sensitive to small changes in rotation speed.

One of the critical requirements for high power devices is to have rugged and reliable capability against hash operating conditions. In this paper, we present the dynamic voltage clamping capability of 3.3kV Field Stop Clustered IGBT devices under extreme inductive load condition. It shows that PMOS trench gate CIGBT structure with outstanding performance of fast turn-off time and low over-shoot voltage. Further optimization of current gain of CIGBT structure is analyzed through numerical evaluation. A step further in the safe operating area has been achieved for high voltage devices by CIGBT technology.

Determination of the main characteristics of the topology and technical condition of equipment underoperating conditions is necessary for analyzing and assessing power and electricity losses in intrashoplow-voltage industrial power supply networks. A comparative analysis of the technical characteristicsof automatic circuit breakers VA57-31 (KEAZ), NSX100 TM-D (Schneider Electric), DPX3 160 (Legrand), Tmax XT1 TMD (ABB) has shown that the main technical parameters of the machines are close in their values. At that it has been found out that automatic switches of the BA57-31 series have the lowest value of power losses per pole (7.5 W), whereas the automatic switches of the Tmax XT1 TMD series have the highest value (10 W). Thus, under the operating conditions of the equipment, the lowest value of power and electricity losses is characteristic of low-voltage electrical networks with installed circuit breakers of the BA57-31 series, and the highest value of losses is noted in in-shop systems with installed circuit breakers Tmax XT1 TMD. Using catalog data, the dependences of active power losses in circuit breakers on rated currents have been established; the algorithms have been developed and the obtained dependences have been modeled using approximating functions. The standard deviation of the compiled approximating functions has been calculated. Analytical expressions of the dynamics of power losses per pole have been determined as a function of the rated current. The graphical dependences of the investigated parameters of low-voltage equipment have been presented. The developed models are recommended to be used to increase the reliability of the assessment and refinement of the amount of active power and electricity losses in low-voltage electrical networks of industrial power supply systems, agrotechnical complexes, and enterprises of the public utility sector.

This paper addresses the Optimal Power Flow (OPF) problem in Direct Current (DC) networks by considering the integration of Distributed Generators (DGs). In order to model said problem, this study employs a mathematical formulation that has, as the objective function, the reduction in power losses associated with energy transport and that considers the set of constraints that compose DC networks in an environment of distributed generation. To solve this mathematical formulation, a master–slave methodology that combines the Salp Swarm Algorithm (SSA) and the Successive Approximations (SA) method was used here. The effectiveness, repeatability, and robustness of the proposed solution methodology was validated using two test systems (the 21- and 69-node systems), five other optimization methods reported in the specialized literature, and three different penetration levels of distributed generation: 20%, 40%, and 60% of the power provided by the slack node in the test systems in an environment with no DGs (base case). All simulations were executed 100 times for each solution methodology in the different test scenarios. The purpose of this was to evaluate the repeatability of the solutions provided by each technique by analyzing their minimum and average power losses and required processing times. The results show that the proposed solution methodology achieved the best trade-off between (minimum and average) power loss reduction and processing time for networks of any size.

The authors have determined the conditions for the eff ective use of modern electrifi ed circular sprinklers in the central part of Russia. Their designs are chosen depending on the agrotechnical requirements for irrigation, including the change in the diameter of the water distribution pipeline. However, when the diameter of the pipeline changes, the load on the electric drive of the support trolleys of the sprinkler changes too, which leads to a corresponding change in energy consumption. In turn, this also changes the load of the water supply pump. The paper sets the task of determining the optimal change in the diameter of pipelines according to the criterion of minimum energy consumption, taking into account a number of assumptions. The authors have analyzed the relationship between the change in the load on the electric drive of the sprinkler support trolley and the change in the diameter of one sprinkler section pipeline. It has been found that a decrease in the diameter by 27% (for example, the transition of the diameter of 219 mm to the diameter of 159 mm) leads to a decrease in the load on the electric drive by 38%. However, this also leads to an increase in the head loss in the water supply pump motor and, respectively, to an increase in the load and energy consumption by 0.8…3.8%. The eff ect is initially obvious, but the power of the electric motor of the water supply pump is 10…25 times higher than that of the electric motor of the sprinkler support trolley. Based on the similarity coeffi cients of the irrigation components (water supply and water distribution), the relationship beteween the total energy consumption and the change in the diameter of the water distribution pipeline has been obtained. By diff erentiating the obtained function, the dependence of the value of the optimal diameter for specifi c operating conditions is also obtained. Graphs of the relationship between energy consumption and the change in diameter have been determined, taking into account some restrictions: pump supply, static pressure, and the number of the sprinkler sections.

Abstract The performance of SiC power devices has demonstrated superior characteristics as compared to conventional Silicon (Si) devices. Some of the advantages of SiC power devices over Si include higher voltage blocking capability, low specific on-resistance, high switching frequency, high temperature operation, and high power density. Thus, SiC modules are capable of processing significant levels of power within much smaller volumes compared with its Si counterparts. These high thermal loads present a formidable challenge in integrating SiC devices in power modules. For example, known-good materials and processes for silicon power modules are not rated at the aggressive operating conditions associated with SiC devices. Two of the most critical interfaces in a power electronics module are the die-attach and substrate- attach. A degradation in these interfaces often results in potentially catastrophic electrical and thermal failure. Therefore, it is very important to thoroughly evaluate die-attach materials before implementing them in SiC power modules. This paper presents the methodology for the evaluation of die attach materials for SiC power modules. Preforms of a lead-free high-temperature attach material were used to perform a die and substrate attach process on a conventional power module platform. The initial attach quality was inspected using non- destructive methods consisting of acoustic microscopy and x-ray scanning. Die attach and substrate attach voiding of < 5% was obtained indicating a very good attach quality. Cross-sectioning techniques were used to validate the inspection methods. The initial attach strength was measured using pull tests and shear tests. The measurements were repeated at the rated temperature of the module to ensure that the properties did not degrade excessively at the service temperature. At the rated module temperature of 175 °C, the die bonding strength was found to be ~ 75 kg. This was only 25% lower than the strength at room temperature. In addition, the contact pull strength was measured to be > 90 kg at 175 °C, which was 25% lower than the value measured at room temperature. The effect of power cycling and thermal cycling on the quality and strength of the die and substrate attach layers was also investigated.
