Chemical ordering in AlGaN layers grown by MOCVD

ABSTRACTOne of the applications of wurtzite gallium based nitride compounds will be to provide optoelectronic devices from 6.2eV (AlN) to 1.89eV (InN). This will depend on the possibility to grow wurtzite AlGaN and InGaN ternary alloys. As expected, the most difficult region is InGaN due to the large misfit between GaN and InN (= 10%), in this case, ordering, phase separation and growth instabilities have been reported. In the case of AlN and GaN, the misfit is smaller (∼ 2.5%) and one would expect more stable growth. However, it was in this system that ordering along the c axis between AlN and GaN was reported for the first time.In this work, we have found that the growth of AlGaN may be more complicated. Not only the wurtzite lattice can be decreased to simple hexagonal by AlN/GaN ordering along the c axis, but the growth can lead to other types of stackings. Even in the low Al composition range, 10 - 15%, we have found that three processes can operate:1. Ordering into AlN/GaN as two simple hexagonal sublattices.2. The 3:1 ordering which has been recently reported to occur in InGaN.3. A new type of ordering where diffraction experiments (XR and electron diffraction) detect superlattice reflection with a period close to 3 nm. The most adequate model which was found to take this into account shows that, in these growth conditions, the system has preferred to form one AlN cell in between 5 GaN cells, leading to a 5:1 ordering.

Recent electron diffraction studies have found ordered phases in AlxGa1-xAs, GaAsxSb1-x, and InxGa1-xAs alloy systems, and these ordered phases are likely to be found in many other III-V ternary alloys as well. The presence of ordered phases in these alloys was detected in the diffraction patterns through the appearance of superstructure reflections between the Bragg peaks (Fig. 1). The ordered phase observed in the AlxGa1-xAs and InxGa1-xAs systems is of the CuAu-I type, whereas in GaAsxSb1-x this phase and a chalcopyrite type ordered phase can be present simultaneously. The degree of order in these alloys is strongly dependent on the growth conditions, and during the growth of these alloys, high surface mobility of the depositing species is essential for the onset of ordering. Thus, the growth on atomically flat (110) surfaces usually produces much stronger ordering than the growth on (100) surfaces. The degree of order is also affected by the presence of antiphase boundaries (APBs) in the ordered phase. As shown in Fig. 2(a), a perfectly ordered In0.5Ga0.5As structure grown along the <110> direction consists of alternating InAs and GaAs monolayers, but due to local growth fluctuations, two types of APBs can occur: one involves two consecutive InAs monolayers and the other involves two consecutive GaAs monolayers.

The paper puts forth a notion and derives a special type of production function where labour is an indivisible factor and is in the integer space. Thus, Newtonian calculus is not an appropriate method of deriving the marginal value because limit point does not exist. This shows that indivisibility determines the output elasticity. In the first part, the paper propounds a notion regarding how indivisibility determines curvature of the production function. In the second part, the paper incorporates the findings within a production function and derives a new type accordingly. Moreover, it formally derives the standard wage equation considering all the entitlements of labour, namely (a) normal wages, (b) interest and (c) rent of ability. So far, no such mathematical proof is there to support this wage composition. This paper, for the first time, derives this wage equation considering indivisibility of labour. ABSTRACTThe lead based superconductor Pb2Sr2Y0.5Ca0.5Cu3O8+δ is a most complex material. If any oxygen is present in the PbO-CuOδ-PbO sandwich layer (i.e. if δ>0) the superconductivity deteriorates. This is also a most difficult material to grow not only because of the large number of cation stoichiometries which have to be precisely balanced but also because of the tendency for multiple phases to form. Pulsed laser deposition (PLD) has been applied to prepare thin films of the 2213-phase on MgO (100) single crystal substrates at low temperature (300°C) in low oxidizing atmospheres. A basic set of ex-situ growth conditions has been determined which produce for the first time good quality films of this material as characterized by DC resistivity using the Van der Pauw method, as well as EDX and XRD. The layers are reasonably c-axis oriented and display a superconducting onset transition temperature of 79K and zero resistance at 65K after subsequent annealing in a nitrogen ambient.

ABSTRACT Microbial rhodopsins, a diverse group of photoactive proteins found in Archaea, Bacteria, and Eukarya, function in photosensing and photoenergy harvesting and may have been present in the resource-limited early global environment. Four different physiological functions have been identified and characterized for nearly 5,000 retinal-binding photoreceptors, these being ion transporters that transport proton or chloride and sensory rhodopsins that mediate light-attractant and/or -repellent responses. The greatest number of rhodopsins previously observed in a single archaeon had been four. Here, we report a newly discovered six-rhodopsin system in a single archaeon, Haloarcula marismortui, which shows a more diverse absorbance spectral distribution than any previously known rhodopsin system, and, for the first time, two light-driven proton transporters that respond to the same wavelength. All six rhodopsins, the greatest number ever identified in a single archaeon, were first shown to be expressed in H. marismortui, and these were then overexpressed in Escherichia coli. The proteins were purified for absorption spectra and photocycle determination, followed by measurement of ion transportation and phototaxis. The results clearly indicate the existence of a proton transporter system with two isochromatic rhodopsins and a new type of sensory rhodopsin-like transducer in H. marismortui.

High- precision and large scale are the developing trend for injection molding machine clamping system .This paper compared the characteristics of three-platen toggle and dual-platen hydraulic clamping system. The key impact factors that effecting plastic parts` precision from clamping system were discussed systematically first time. Based on these analyses, a new clamping system has been proposed and manufactured to improve the plastics parts` precision, including three new technologies: new type dual-platen structure, parallelism adaptive correction technology and numerical controlled hydraulic servo system technology. It has been applied in practical machine successfully, and experiment result proves that it is effective enough to satisfying the high-precision molding of large plastics parts.

ABSTRACTThe stable growth conditions of erbium-silicide on silicon-on-insulator (SOI) are investigated considering annealing temperature, SOI and sputtered erbium thickness. From the sheet resistance measurement, X-ray diffraction and Auger electron spectroscopy analysis, the optimum annealing temperature is determined as 500°C. Also, for the stable growth of erbium- silicide on SOI, the sputtered erbium thickness should be less than 1.5 times of SOI thickness. As the SOI thickness decreases below this critical thickness, erbium-rich region is formed at the erbium-silicide and buried-oxide interface. By applying the optimized erbium-silicide growth conditions, 50-nm-gate-length n-type SB-MOSFET is manufactured, which shows the possible usage of erbium-silicide as the source and drain material in the n-type Schottky barrier MOSFETs for decananometer regime applications.

This paper attempts to provide a frame of reference for evaluating the role of ordinary rural Africans in national movements, in the belief that scholarly preoccupation with élites will only partially illumine the mainsprings of nationalism. Kenya has been taken as the main field of enquiry, with contrasts and comparisons drawn from Uganda and Tanganyika. The processes of social change are discussed with a view to establishing that by the end of the colonial period one can talk of peasants rather than tribesmen in some of the more progressive areas. This change entailed a decline in the leadership functions of tribal chiefs who were also the official agents of colonial rule, but did not necessarily mean the firm establishment of a new type of rural leadership. The central part of the paper is taken up with an account of the competition between these older and newer leaderships, for official recognition rather than a mass following. A popular following was one of the conditions for such recognition, but neither really achieved this prior to 1945 except in Kikuyuland, and there the newer leaders did not want official recognition. After 1945 the newer leadership, comprising especially traders and officials of marketing co-operatives, seems everywhere to have won a properly representative position, due mainly to the enforced agrarian changes which brought the peasant face to face with the central government, perhaps for the first time. This confrontation, together with the experience of failure in earlier and more local political activity, resulted in a national revolution coalescing from below, co-ordinated rather than instigated by the educated élite.

For the first time, the hermit character appeared in the cycle “Stories of 1922-1924”. From the point of view of generally recognized morality and the Church, the new type of character is ambiguous. It is characterized by both sinfulness and holiness.

Abstract The problem of determining the dependence of the chainsaw on the density of wood, substantiation of effective options for the number of chainsaws in the assortment and whiplash method of logging is quite relevant. In the Far East of Russia, in particular, in the Amur region, the forest growth conditions are different from the western ones, and therefore, the properties of the wood differ from the generally accepted ones. The article describes forest growth conditions that influence the properties of the wood in areas of the Amur region. Using the method of density determination, the density of larch, pine and birch were studied for first time in the areas of the region. The dependence of the density on humidity, age, species, season of the year and the area of growth was found out. The results of the research showed that under humidity of 70%, the density of larch was 1088.99 kg/m3, it was 919.8 kg/m3 for pine and it was for birch 915.9 kg/m3.
