Modeling Thermal Spreading Resistance in Via Arrays

As thermal management techniques for 3D chip stacks and other high power density electronic packages continue to evolve, interest in the thermal pathways across substrates containing a multitude of conductive vias has increased. To facilitate the use of numerical models that can reduce computational costs and time in the thermal analysis of through-layer via (TXV) structures, much research to date has focused on defining effective anisotropic thermal properties for a pseudo-homogeneous TXV medium using isothermal boundary conditions. While such an approach eliminates the need to model heat flow through individual vias, the resulting properties can be shown to depend on the specific boundary conditions applied to a unit TXV cell. More specifically, effective properties based on isothermal boundary conditions fail to capture the local “micro-spreading” resistance associated with more realistic heat flux distributions and local hot spots on the surface of these substrates. This work assesses how the thermal spreading resistance present in arrays of vias in interposers, substrates, and other package components can be properly incorporated into the modeling of these arrays. We present the conditions under which spreading resistance plays a major role in determining the thermal characteristics of a via array and propose methods by which designers can both account for the effects of spreading resistance and mitigate its contribution to the overall thermal behavior of such substrate-via systems. Finite element modeling of TXV unit cells is performed using commercial simulation software (ANSYS). Compactly stated, micro-spreading contributes to the total resistance RT = R1d + (fu + fl)Rsp,max, where 0≤ f ≤ 1 are adjustment factors that depend on the conditions at the upper and lower surfaces of the via array layer and Rsp,max occurs under worst-case conditions.

The development of micromechanical models to predict the effective properties of multiphase composites is important for the design and optimization of new materials, as well as to improve our understanding about the structure–properties relationship. In this work, the two-scale asymptotic homogenization method (AHM) is implemented to calculate the out-of-plane effective complex-value properties of periodic three-phase elastic fiber-reinforced composites (FRCs) with parallelogram unit cells. Matrix and inclusions materials have complex-valued properties. Closed analytical expressions for the local problems and the out-of-plane shear effective coefficients are given. The solution of the homogenized local problems is found using potential theory. Numerical results are reported and comparisons with data reported in the literature are shown. Good agreements are obtained. In addition, the effects of fiber volume fractions and spatial fiber distribution on the complex effective elastic properties are analyzed. An analysis of the shear effective properties enhancement is also studied for three-phase FRCs.

X-ray microcomputed tomography has been gaining relevance in the field of cellular materials to characterize materials and analyse their microstructure. So, here, it was used together with finite element modelling to develop numerical models to estimate the effective properties (Young’s modulus) of aluminium alloy foams and evaluate the effects of processing on the results. A manual global thresholding technique using the mass as a quality indicator was used. The models were reconstructed (Marching Cubes 33), then simplified and analysed in terms of mass and shape maintenance (Hausdorff distance algorithm) and face quality. Two simplification procedures were evaluated, with and without small structural imperfections, to evaluate the impact of the procedures on the results. Results demonstrate that the developed procedures are good at minimizing changes in mass and shape of the geometries while providing good face quality, i.e., face aspect ratio. The models are also shown to be able to predict the effective properties of metallic foams in accordance with the findings of other researchers. In addition, the process of obtaining the models and the presence of small structural imperfections were shown to have a great impact on the results.

This paper presents two-dimensional (2D) and three-dimensional (3D) numerical models for unsteady phased thermal analysis of RCC dams. The time evolution of a thermal field has been modeled using the actual dam shape, RCC technology and the adequate description of material properties. Model calibration and verification has been done based on the field investigations of the Platanovryssi dam, the highest RCC dam in Europe. The results of a long-term thermal analysis, with actual initial and boundary conditions, have shown a good agreement with the observed temperatures. The influence of relevant parameters on the thermal field of RCC dams has been analyzed. It is concluded that the 2D model is appropriate for the thermal phased analysis, and that the boundary conditions and the mixture properties are the most influential on the RCC dam thermal behavior.

Implementation of a new bogie concept is an integrated part of the vehicle design which must follow a rigorous testing and validation procedure. Use of multibody simulation helps to reduce the amount of time and effort required in selecting a new concept design by analysing results of simulated dynamic behaviour of the proposed design. However, the multibody simulation software mainly looks at the dynamics of a single vehicle; hence, forces from the train configuration operational dynamics are often absent in such simulations. Effects of longitudinal-lateral and longitudinal-vertical interactions between rail vehicles have been found to affect the stability of long trains [1,2]. The effect of wedge design on the vertical dynamics of a bogie has also been discussed in [3,4]. It is important to apply the lateral and vertical forces from a train simulation into a single multibody model of a wagon to check its behaviour when operating in train configuration. In this paper, a novel methodology for the investigation of new bogie designs has been proposed based on integrating dynamic train simulation and the multibody vehicle modelling concept that will help to efficiently achieve the most suitable design of the bogie. The proposed methodology suggests that simulation of any configuration of bogie needs to be carried out in three stages. As the first stage, the bogie designs along with the wagon configurations need to be presented as a multibody model in multibody simulation software to test the suitability of the concept. The model checking needs to be carried out in accordance with the wagon model acceptance procedure established in [5]. As the second stage, the wagon designs need to be tested in train configurations using a longitudinal train dynamics simulation software such as ‘CRE-LTS’ [2], where a train set consisting of the locomotives and wagons will be simulated to give operational wagon parameters such as lateral and vertical coupler force components. As the third stage, the detailed dynamic analysis of bogies and wagons needs to be performed with a multibody software such as ‘Gensys’ where lateral and vertical coupler force components from the train simulation (second stage) will be applied on the multibody model to replicate the worst case scenario. The proposed methodology enhances the selection procedure of any alternate bogie concept by the application of simulated train and vehicle dynamics. The simulated case studies show that simulation of wagon dynamic behaviour in multibody software combined with data obtained from longitudinal train simulation is not only possible, but it can identify issues with a bogie design that can otherwise be overlooked.

Abstract. In the Lesser Antilles, coastal inundations from hurricane-induced storm surges pose a great threat to lives, properties and ecosystems. Assessing current and future storm surge hazards with sufficient spatial resolution is of primary interest to help coastal planners and decision makers develop mitigation and adaptation measures. Here, we use wave–current numerical models and statistical methods to investigate worst case scenarios and 100-year surge levels for the case study of Martinique under present climate or considering a potential sea level rise. Results confirm that the wave setup plays a major role in the Lesser Antilles, where the narrow island shelf impedes the piling-up of large amounts of wind-driven water on the shoreline during extreme events. The radiation stress gradients thus contribute significantly to the total surge – up to 100 % in some cases. The nonlinear interactions of sea level rise (SLR) with bathymetry and topography are generally found to be relatively small in Martinique but can reach several tens of centimeters in low-lying areas where the inundation extent is strongly enhanced compared to present conditions. These findings further emphasize the importance of waves for developing operational storm surge warning systems in the Lesser Antilles and encourage caution when using static methods to assess the impact of sea level rise on storm surge hazard.

AbstractThe Marsili Seamount (Tyrrhenian Sea, Italy) is the largest submarine volcano in the Mediterranean Sea, located in the middle of the Marsili Basin, facing the Calabrian and Sicilian coasts on its eastern side, and the coasts of Sardinia on the opposite side. It has erupted in historical times, and its summit crest is affected by widespread hydrothermal activity. This study looks at mass failures taking place at different depths on the flanks of the volcano and estimates their associated tsunamigenic potential. Mass failure, tsunami generation, and propagation have been simulated by means of numerical models developed by the Tsunami Research Team of the University of Bologna. In all, we consider five cases. Of these, three scenarios, one regarding a very small detachment and two medium-sized ones (between 2 and 3 km3 failure volume), have been suggested as possible failure occurrences in the published literature on a morphological basis and involve the north-eastern and north-western sectors of the volcano. The two additional cases, one medium-sized and one extreme, intended as a possible worst-case scenario (volume 17.6 km3), affecting the eastern flank. Results indicate that small-volume failures are not able to produce significant tsunamis; medium-size failures can produce tsunamis which dangerously affect the coasts if their detachment occurs in shallow water, i.e., involves the volcano crest; and extreme volume failures have the potential to create disastrous tsunamis. In all the simulations, tsunami waves appear to reach the Aeolian Islands in around 10 min and the coasts of Calabria and Sicily in 20 min. This study highlights that there is a potential for dangerous tsunamis generation from collapses of the Marsili volcano and as a consequence a need to intensify research on its status and stability conditions. More broadly, this investigation should also be extended to the other volcanic seamounts of the Tyrrhenian Sea, since their eruptive style, evolution, and tsunamigenic potential are still poorly known.

Abstract. Transform margins represent ~30 % of the non-convergent margins worldwide. Their formation and evolution have long been addressed through kinematic models that do not account for the mechanical behaviour of the lithosphere. In this study, we use high resolution 3D numerical thermo-mechanical modelling to simulate and investigate the evolution of the intra-continental strain localization under oblique extension. The obliquity is set through velocity boundary conditions that range from 15° (high obliquity) to 75° (low obliquity) every 15° for strong and weak lower continental crust rheologies. Numerical models show that the formation of localized strike-slip shear zones leading to transform continental margins always follows a thinning phase during which the lithosphere is thermally and mechanically weakened. For low (75°) to intermediate (45°) obliquity cases, the strike-slip faults are not parallel to the extension direction but form an angle of 20° to 40° with the plates' motion while for higher obliquities (30° to 15°) the strike-slip faults develop parallel to the extension direction. Numerical models also show that during the thinning of the lithosphere, the stress and strain re-orient while boundary conditions are kept constant. This evolution, due to the weakening of the lithosphere, leads to a strain localization process in three major phases: (1) strain initiates in a rigid plate where structures are sub-perpendicular to the extension direction; (2) distributed deformation with local stress field variations and formation of transtensional and strike-slip structures; (3) formation of highly localized plates boundaries stopping the intra-continental deformation. Our results call for a thorough re-evaluation of the kinematic approach to studying transform margins.

This article mainly analyzes the free vibration characteristic of the sandwich piezoelectric beam under elastic boundary conditions and thermal environment. According to the first-order shear deformation theory and Hamilton’s principle, the thermo-electro-elastic coupling equations of the sandwich piezoelectric beam are obtained. Meanwhile, elastic boundary conditions composed of an array of springs are introduced, and the displacement variables and external potential energy of the beam are expressed as wave functions. By using the method of reverberation-ray matrix to integrate and solve the governing equations, a search algorithm based on golden-section search is introduced to calculate the required frequency parameters. A series of numerical results are compared with those reported in literature studies and obtained by simulation software to verify the correctness and versatility of the search algorithm. In addition, three parametric research cases are proposed to investigate the frequency parameters of sandwich piezoelectric beams with elastic restraint conditions, material parameters, thickness ratio, different temperature rises, and external electric potential.

During aerial missions of fuel-cell (FC) powered drones, the option of FC edge cooling may improve FC performance and durability. Here we describe an edge cooling approach for fixed-wing FC-powered drones by removing FC heat using the ambient air during flight. A set of experiments in a wind tunnel and numerical simulations were performed to examine the efficiency of FC edge cooling at various flight altitudes and cruise speeds. The experiments were used to validate the numerical model and prove the feasibility of the proposed method. The first simulation duplicated the geometry of the experimental setup and boundary conditions. The calculated temperatures of the stack were in good agreement with those of the experiments (within ±2 °C error). After validation, numerical models of a drone’s fuselage in ambient air with different radiator locations and at different flight speeds (10–30 m/s) and altitudes (up to 5 km) were examined. It was concluded that onboard FC edge cooling by ambient air may be applicable for velocities higher than 10 m/s. Despite the low pressure, density, and Cp of air at high altitudes, heat removal is significantly increased with altitude at all power and velocity conditions due to lower air temperature.
